Актуальность темы.
Потребность в обработке больших объемов информации приводит к поиску альтернативы широко использующемуся на данный момент электрическому способу передачи данных на плате [1]. Высокая пропускная способность, малое тепловыделение и устойчивость к помехам высокоскоростной оптической связи делают ее перспективной заменой электрическим межсоединениям [2]. Особый интерес представляет реализация фотонных интегральных схем (ФИС) на GaAs или родственных материалах А3В5, так они имеют показатель преломления, близкий по величине к Si, но при этом могут являться прямозонным полупроводником [3].
В ФИС могут использоваться внешние лазерные источники, что, однако, вызывает проблемы, связанные со стыковкой лазера с волноводом ФИС, последующей временной стабильностью соединения, а также размерами. Предпочтительным является интеграции лазера с ФИС, для чего требуются миниатюрные источники излучения с хорошей температурной стабильностью и малой потребляемой мощностью. Указанным свойствам могут удовлетворять инжекционные микролазеры на основе квантовых точек (КТ). Лазеры на КТ позволили получить рекордно низкую плотность порогового тока [4] и почти полную температурную нечувствительность ватт-амперной характеристики [5]. Также благодаря лазерам на основе КТ была продемонстрирована высокоскоростная передача данных без изменения параметров модуляции в широком температурном диапазоне [6]. Для уменьшения размеров микролазеров на КТ они могут быть выполнены в форме микродиска (МД) или микрокольца (МК). Резонаторы такой формы поддерживают распространение мод шепчущей галереи (МШГ). За счет этого МД/МК лазеры обладают высокой добротностью, узкими лазерными линиями и латеральным выводом излучения, а размер таких лазеров может быть уменьшен до десятков и даже единиц мкм [7]. С использованием в активной
области КТ In04Ga0.6As/GaAs были достигнуты рекордные значения выводимой в свободное пространство мощности излучения МД-лазеров и температуры генерации [8]. Такие КТ, формируемые методом газофазной эпитаксии из металл-органических соединений (МОГФЭ), в литературе и в настоящей диссертации именуются плотными массивами КТ, поскольку обладают поверхностной плотностью примерно на порядок выше КТ InAs/GaAs, формируемых методом молекулярно-пучковой эпитаксией. Другим часто встречающимся в литературе названием является квантовые ямы-точки (КЯТ). Более подробно особенности формирования и основные характеристики таких КТ описаны в разделе 2.1.
Передача данных по оптическому каналу требует направленного распространения излучения. МД/МК лазеры в силу круговой симметрии не обладают выделенным направлением в диаграмме направленности [9]. Одним из возможных решений данной проблемы может быть предварительный ввод излучения микролазера в оптический волновод (ОВ) [10]. При этом МД/МК лазеры и ОВ могут быть сформированы из одной эпитаксиальной структуры. Такая конфигурация оптической связи МД лазеров с ОВ была продемонстрирована ранее для гетероструктур AlGa[nAs, синтезированных на подложках 1пР [11]. Однако, в силу малой величины энергетических разрывов зон и низкой температурной стабильности системы материалов на основе 1пР по сравнению с системой материалов на основе GaAs последняя выглядит более перспективной для использования в ФИС. В то же время монолитной интеграции МД лазеров с ОВ системы материалов на основе GaAs к моменту начала работы над диссертацией не было продемонстрировано.
Помимо источников излучения и волноводов для функционирования ФИС требуются также и приемники излучения. Использование КТ в качестве светопоглощающей области фотодетекторов (ФД) позволяет получать чрезвычайно малые темновые токи (порядка мкА/см2), повышая тем самым их чувствительность [12]. Относительно невысокий уровень поглощения КТ может быть нивелирован путем использования волноводной геометрии ФД, в
которых поглощение излучения происходит на всей длине полоска. При этом волноводные ФД на основе КТ могут обладать согласованной р абочей длиной волны с МД лазерами на КТ, а также могут быть сформированы из одной гетер о стр уктуры [13].
Целью диссертационной работы является исследование полупроводниковых инжекционных МД и МК лазеров с активной областью на основе плотных массивов КТ In0.4Ga0.6As/GaAs, разработка и исследование эванесцентного связывания микролазеров с волноводами разной конфигурации для реализации маршрутизации излучения в ФИС, а также характеристик волноводных ФД на основе таких КТ.
Для достижения данной цели в рамках диссертации были поставлены и решены следующие основные задачи:
1) Анализ влияния количества слоев КТ In0.4Gaa6As/GaAs на характеристики МД лазеров на их основе, определение оптимальной конструкции активной области.
2) Исследование оптических потерь в МД лазерах на основе КТ In0.4Ga0.6As/GaAs, определение зависимости уровня оптических потерь от диаметра МД лазера и физических причин наличия данных потерь.
3) Изучение характеристик оптической связи МД и МК лазеров с монолитно интегрированными волноводами в разной конфигурации.
4) Исследование характеристик волноводных ФД на основе КТ In0.4Ga0.6As/GaAs.
5) Реализация элемента ФИС (оптопары) на основе МД лазера, сопряженного с ОВ, и волноводного ФД.
Методы исследования.
Для изготовления МД лазеров и других оптоэлектронных компонентов использовались полупроводниковые гетероструктуры, синтезированные методом МОГФЭ, и методы фото- и электронно-лучевой литографии в сочетании с плазмохимическим травлением. Для анализа поверхности структур были проведены исследования с помощью сканирующей
электронной микроскопии (СЭМ). В диссертации автором применялись общепринятые экспериментальные методы исследования спектральных, пороговых, мощностных и температурных характеристик полупроводниковых МШГ микролазеров с активной областью на основе КТ [n0.4Ga0.6As/GaAs. Были исследованы спектры электролюминесценции (ЭЛ), вольт-амперные характеристики (ВАХ), зависимости оптической мощности от тока инжекции (ватт-амперные характеристики (ВтАХ)) в разном температурном диапазоне. Анализ зависимости фототока волноводных ФД с активной областью на основе КТ In0.4Ga0.6As/GaAs от длины волны падающего света позволил изучить их чувствительность в разном спектральном диапазоне. Динамические характеристики ФД были исследованы с помощью отклика при малосигнальной модуляции падающего света (параметр S21). При возможности, полученные экспериментальные данные сравнивались с результатами выполненного автором моделирования или расчетов, а также с ранее опубликованными литературными данными.
Научная новизна работы.
1) Впервые исследована взаимосвязь числа слоев плотных массивов КТ In0.4Ga0.6As/GaAs (так называемые, КЯТ) в активной области МД лазера с его мощностными и спектральными характеристиками.
2) Впервые выполнены измерения спектральной ширины линии генерации МД лазеров на основе КТ методом Фабри-Перо интерферометрии.
3) Предложен способ определения оптических потерь в инжекционных МШГ микролазерах по спектральному положению линии на пороге генерации.
4) Впервые определены значения оптических потерь в МД лазерах на основе плотных массивов КТ в зависимости от диаметра.
5) Впервые продемонстрировано влияние угла огибания интегрального планарного волновода на пороговые и мощностные характеристики сопряженного МД лазера с КТ InGaAs и пр одемонстрировано существование оптимального угла огибания.
6) Впервые исследовано быстродействие волноводных рч-п ФД со светопоглощающей областью на основе массива КТ и выполнен анализ механизмов, ограничивающих предельное быстродействие ФД.
7) Впервые реализована интегральная оптопара на основе КТ InGaAs/GaAs, в которой источником излучения служит МД лазер, сопряженный с планарным волноводом, а приемником излучения -волноводный ФД.
Теоретическая и практическая значимость работы.
1) Продемонстрирована возможность изменения спектральных и мощностных характеристик МД лазеров в зависимости от количества слоев КТ In0.4Ga0.6As/GaAs. Показано, что в случае разделения КТ спейсерами толщиной 40 нм оптимальным с точки зрения наибольшей мощности излучения является использование 5-6 слоев КТ.
2) Теоретически обоснован и экспериментально апробирован новый способ определения потерь в МШГ микролазерах на основе того, что соотношение между длиной волны, соответствующей максимуму спектра усиления полупроводниковой лазерной гетероструктуры, и величиной усиления в максимуме определяется внутренними свойствами материала активной области и конструкцией лазерной гетероструктуры. Наблюдаемая обратная пропорциональность оптических потерь диаметру МД лазера объяснена рассеянием моды на боковых стенках МД резонатора и поглощением света в приповерхностном слое толщиной порядка 2 мкм, в котором КТ не заполнены из-за поверхностного обеднения.
3) Показано, что определенная с помощью интерферометра Фабри-Перо спектральная ширина лазерной линии микролазеров с активной областью на основе КТ InGaAs, вне зависимости от диаметра МД, снижается в режиме генерации по крайней мере до 2-3 пм (полная ширина на половине высоты).
4) Показана возможность направленного вывода излучения из инжекционного МШГ микролазера с помощью утоненного оптического
волокна, направленного по касательной, или планарного волновода, изготовленного из той же эпитаксиальной структуры, что и сам микролазер, направленного радиально, примыкающего по касательной или огибающего лазерный микрорезонатор. Определено оптимальное значение угла огибания, обеспечивающее низкий пороговый ток и высокую эффективность ввода в волновод.
5) Продемонстрирована высокая температурная стабильность МД лазеров на основе КТ, интегрально сопряженных с планарным волноводом. Достигнута максимальная рабочая температура около 100°С. Показано, что использование оптимальной конфигурации сопряжения не ведет к ухудшению ни максимальной температуры генерации, ни характеристической температуры порогового тока.
6) Продемонстрированы волноводные ФД на основе In0.4Ga0.6As/GaAs КТ с низким темновым током (менее 0.2 мкА/см2 при обратном смещении до -3 В и менее 1 мкА/см2 при обратном смещении до -6 В). Пробой в таких ФД не наблюдается по крайней мере до -20 В (около 250 кВ/см). Максимальная рабочая частота волноводных ФД составила 5.6 ГГц. Обосновано наличие оптимального числа рядов КТ и оптимальной толщины спейсерных слоев для получения максимального быстродействия. Предельное быстродействие оценено около 27 ГГц.
Положения, выносимые на защиту.
1. Оптические потери в микродисковых лазерах диаметром 15-200 мкм с активной областью в виде плотных массивов квантовых точек In0.4Ga0.6As/GaAs изменяются обратно пропорционально диаметру вследствие рассеяния оптической моды на боковой поверхности резонатора и ее поглощения в приповерхностной области.
2. Существует оптимальный угол огибания интегральным планарным волноводом микродискового лазера, обеспечивающий наибольшую мощность, введенную в волновод, изготовленный из той же гетероструктуры.
Для микродисковых лазеров диаметром 30-40 мкм, сопряженных с волноводом шириной 10 мкм, этот угол составляет около 20 градусов. 3. Зависимость быстродействия волноводныхp-i-n фотоприемников на основе плотных массивов квантовых точек In0.4Ga0.6As/GaAs в качестве светопоглощающей области от обратного смещения имеет два участка: начальный участок быстрого роста (до приблизительно 80 кВ/см) и последующий участок медленного изменения (вплоть до по крайней мере 250 кВ/см), связанные с зависимостью дрейфовой скорости носителей заряда и времени их выброса из квантовых точек от поля, соответственно.
Апробация работы.
Основные результаты работы докладывались и обсуждались на следующих конференциях: Международная школа-конференция "Saint-Petersburg OPEN", Санкт-Петербург, Россия (2020, 2021, 2022, 2023 гг.), Международная конференция ФизикА.СПб, Санкт-Петербург, Россия (2022, 2023 гг.), Всероссийская молодежная конференция по физике полупроводников и наноструктур, полупроводниковой опто - и наноэлектронике, Санкт-Петербург, Россия (2022, 2023 гг.), АналитБиоПрибор-2022, Санкт-Петербург, Россия (2022 г.).
Достоверность научных достижений обеспечивается корректной постановкой задач, использованием современных и обоснованных экспериментальных методов, внутренней непротиворечивостью полученных результатов, их согласием с известными модельными представлениями и выполненными расчетами, подтверждается публикациями в рецензируемых изданиях.
Личный вклад автора состоял в выработке, совместно с научным руководителем, целей и задач диссертационной работы, анализе литературы по теме диссертации, участии в разработке слоевой конструкции эпитаксиальных гетероструктур, участии в разработке дизайна лазерных резонаторов, волноводов и других оптических элементов, выработке технических заданий на эпитаксиальный синтез (выполнялся в НТЦ
Микроэлектроники РАН) и пост-ростовую обработку структур (выполнялся в ФТИ им. А.Ф. Иоффе РАН и ИСВЧПЭ им. В.Г. Мокерова РАН), выработке программы исследований и самостоятельном проведении экспериментов по исследованию спектральных, мощностных и иных характеристик оптоэлектронных компонентов, обработке результатов измерений, разработке моделей для описания протекающих в них процессов, влияющих на приборные параметры, и выполнении модельных расчетов, анализе и обобщении полученных результатов, представлении результатов исследований на конфер енциях, написании или участии в написании научных статей по материалам исследований.
Внедрение результатов работы.
Результаты работы были использованы для выполнения проекта Министерства науки и высшего образования РФ № 0791-2020-0002, гранта Российского научного фонда № 22-72-10002, а также Программы фундаментальных исследований НИУ ВШЭ.
Публикации по теме работы.
Основные результаты диссертации были опубликованы в 10 научных работах, индексирующихся в базе данных Scopus и изданных в журналах, рекомендованных ВАК.

Основное содержание работы.
Во введении обоснована актуальность выбранной темы, определены цель и задачи работы, приведены теоретическая и практическая значимость полученных результатов, изложена их научная новизна и сформулированы основные положения, выносимые на защиту.
Первая глава диссертации содержит литературный обзор имеющихся данных по теме исследования, позволивший сделать вывод об актуальности разработки и исследований миниатюрных лазеров и фотоприемников, характеристики которых позволяли бы использовать их для ФИС. Одним из наиболее перспективных решений являются МД и МК лазеры, которые позволяют достичь низких значений пороговой плотности тока даже при размерах около 10-30 мкм. При этом излучение таких микролазеров распространяется в плоскости, облегчая связь с другими элементами ФИС, их эпитаксиальная структура отличается простотой (в сравнении, например, с вертикально-излучающими лазерами), а изготовление реализуется хорошо отработанными пост-ростовыми методами. Волноводные фотоприемники дают возможность детектировать оптический сигнал, распространяющийся в плоскости, обеспечивают высокое быстродействие при переключениях, а доля поглощенного излучения может быть увеличена за счет достаточно большой длины р аспространения света. Как для МД лазеров, так и для фотоприемников привлекательным является использование массивов КТ, поскольку сильная пространственная локализация носителей заряда обеспечивает в первом случае слабое влияние поверхностной безызлучательной рекомбинации и, как результат, приемлемо низкие пороговые плотности тока, а во втором случае -низкие темновые токи.
Анализ литературных источников также показал, что нерешенной остается проблема эффективного направленного вывода излучения из МД лазера, который мог бы быть реализован достаточно простыми средствами. Наиболее естественным для целей ФИС является вывод излучения в планарный волновод с последующим подведением оптического сигнала к компоненту ФИС, например, к фотоприемнику. Эффективность связи микролазера с волноводом должна быть подобрана таким образом, чтобы оказывать незначительное влияние на порог генерации при одновременном введении в волновод достаточной мощности. Важным параметром являются оптические потери в ненагруженном микролазере. Этот вопрос к моменту
начала диссертационной работы фактически был открытым. Также в литературе не представлены данные об оптимизации потерь на вывод излучения при сопряжении МД лазеров с ОВ. Для волноводных фотоприемников на основе КТ нерешенными остаются вопросы установления относительного вклада различных механизмов, определяющих их быстродействие, а также, выбора оптимальной рабочей точки и оптимальной конструкции фотоприемника с учетом влияния обратного смещения, числа рядов КТ, длины фотоприемника и других параметров на величину темнового тока, спектральную чувствительность и быстродействие.
Во второй главе описана слоевая конструкция эпитаксиальной гетероструктуры, которая была использована для создания как микролазеров, так и других оптоэлектронных компонентов, исследуемых в работе. Эпитаксиальная гетероструктура обладала традиционной конструкцией с раздельным ограничением носителей заряда и световой волны (рисунок 1), которая хорошо зарекомендовала себя при изготовлении лазеров с резонатором Фабри-Перо с точки зрения воспроизводимости, низкого теплового сопротивления и электрического. Для ее синтеза была использована МОГФЭ, краткое описание которой представлено в настоящей главе. В качестве светопоглощающей или светоизлучающей области использовались многослойные массивы КТ, формируемые не по механизму Странского-Крастанова (КЯТ или плотные массивы КТ), характеризующиеся высокой поверхностной плотностью и оптическим усилением (примерно на порядок выше, чем у КТ Странского-Крастанова).

Также описаны конструкции МД лазера, оптического волновода, волноводного ФД, методы их изготовления и различные варианты сопряжения. Для создания одиночно стоящих микролазеров применяются методы фотолитографии и сухого травления. Для создания микролазеров, сопряженных с волноводом, используется электронно-лучевая литография и плазменное реактивно-ионное травление, в качестве жесткой маски была разработана в ИСВЧПЭ РАН многослойная система диэлектриков Si3N4/SiO2/Al2O3, рисунок в которой анизотропно травился с помощью многостадийного процесса сначала в хлорной плазме, затем во фторсодержащей плазме.
Применяемый в настоящей работе комплекс исследовательских методов включал измерение спектров излучения (микро-электролюминесценция), вольт- и ватт-амперных характеристик микролазеров (ВАХ, ВтАХ) различного размера, ВАХ и спектральной чувствительности фотодиодов, спектров пропускания волноводов, а также измерение динамических характеристик в режиме прямой СВЧ модуляции, а также моделирование модового спектра, что позволяло определить все основные приборные
параметры исследуемых оптоэлектронных компонентов и установить их взаимосвязь с особенностями конструкции.
В третьей главе представлены результаты исследований спектральных и ватт-амперных характеристик инжекционных МД лазеров различного диаметра (15-200 мкм) с активной областью, содержащей различное (2-10) число рядов КТ. Было обнаружено, что МД лазеры с 5-6 слоями КТ обладают наибольшей пиковой оптической мощностью (рисунок 2) что делает их наиболее перспективными для дальнейшего применения.

Показано, что положение линии излучения МД лазера на пороге генерации сдвигается в коротковолновую область при уменьшении числа рядов КТ в активной области и/или уменьшении диаметра микролазера, что позволило предположить увеличение оптических потерь при уменьшении диаметра МД. Предложен способ определения абсолютного значения оптических потерь в МД лазерах с помощью сравнения положения линии на пороге генерации с таковым для Фабри-Перо лазеров с различной длиной
резонатора, изготовленных из той же эпитаксиальной пластины. Обнаружено, что оптические потери в МД лазерах меняются обратно пропорционально диаметру рисунок 3.

Моделирование показало, что основной вклад в оптические потери исследованных микролазеров вносит поглощение в приповерхностном слое, обусловленное наличием слоя толщиной около 2 мкм с незаполненными КТ. Вторым по значению эффектом является рассеяние моды на шероховатостях боковых стенок. Обнаружено, что дифференциальная эффективность МД лазеров на КТ при токе инжекции выше порогового почти не показывает систематической зависимости от диаметра. При этом значение внешней дифференциальной эффективности хорошо согласуется с величиной, определяемой рассеянием света на боковых стенках.
Впервые выполнены измерения ширины линии генерации КТ МД лазера с помощью интерферометра Фабри-Перо. Показано, что спектральная ширина лазерной линии микролазеров с активной областью на основе КТ, вне зависимости от диаметра МД, снижается в режиме генерации по крайней мере до 2-3 пм.
По результатам исследований, описанных в настоящей главе, было сформулировано первое выносимое на защиту положение.
В четвертой главе проведено исследование возможности реализации оптической связи МШГ микролазеров с различными оптическими элементами. Впервые была показана возможность ввода излучения инжекционного МД лазера в утоненное одномодовое волокно. Данная конфигурация не является интегральным решением, требует тонкой юстировки и чувствительна к внешним воздействиям. Однако может быть использована для исследований свойств микролазера. Эффективность такой связи мала - даже при подведении вплотную в оптоволокно попадает не более 1 % мощности относительно мощности, излучаемой в свободное пространство.
Показана возможность реализации направленного (волноводного) вывода изучения из МШГ микролазера в интегральный волновод, изготавливаемый из той же эпитаксиальной гетероструктуры, что и сам микролазер. Для радиально направленного ОВ продемонстрирован вывод излучения МД лазера с его торца и увеличение мощности по сравнению со свободным пространством примерно в 2 раза (рисунок 4). Однако наличие радиального ОВ приводит к значительному росту порогового тока микролазеров, при том, что такая конфигурация фактически не дает возможно сти упр авлять силой связи микр олазера с ОВ.

Исследования МД лазеров с ОВ, примыкающим по касательной, продемонстрировали возможность менять эффективность связи элементов с помощью изменения угла огибания. Наблюдался вывод излучения МД лазеров с торца ОВ для каждой из исследованных конфигураций сопряжения. Наличие огибающей секции у ОВ, соответствующей радиальному углу 20°, приводит к увеличению на порядок вводимой в ОВ оптической мощности без существенного увеличения порогового тока (рисунок 5). Однако, вследствие большой длины волновода и наличия в нем поглощающей области, которая представляет собой ненакачанные квантовые точки, те же, что и в активной области микролазера, мощность, выводимая с торца ОВ, оказывается приблизительно на порядок ниже мощности, введенной в волновод. По сравнению с другими исследованными вариантами сопряжения МД лазера и ОВ, огибание с углом 20° характеризуется наибольшей интенсивностью лазерного излучения, (рисунок 6).

Получены спектральные и пороговые характеристики МД лазеров с ОВ, примыкающим по касательной, которые хорошо согласуются с результатами моделирования добротности таких лазеров для различных конфигураций сопряжения лазера и волновода.
Проведены исследования температурных характеристик МД лазеров, сопряженных с ОВ, идущим по касательной. Впервые продемонстрирована лазерная генерация микролазеров, связанных с ОВ, при температуре 96°С (рисунок 7). Показано, что высокая температурная стабильность лазерных характеристик сохраняется даже при связи МД лазеров с ОВ: характеристическая температура равнялась 85 К для диапазона 20-80°С, как для одиночных МД лазеров, так и для микролазеров, сопряженных с ОВ.

ABSTRACT
We report 011 lnGaAs/GaAs quantum dot injection microdisk lasers laterally connected with a bus waveguide fabricated by planar technology trow the same epi Structure, Various coupling schemes of microlaser with waveguide are studied including a microliter attached to a waveguide (zero gap), a LOU urn gap lor evanescence light. outcoupLmg, and with a waveguide surrounding the resonator. lite modes outcou pling and microiascr's loss (Q-factor) are analyzed by simulation of the lasers. A strong decrease in the number of die microdisk resonance lines associated with an increase in loss in the resonator due to t.lie coupling with waveguide is observed in modeling and experimentally. We study tltc spectral and lading parameters of the microdisk lasers, as well as characteristics of the outcou pled emission, and demonstrate efficient lighl outcoupiing for 30 and 40^m diameter continuous wave operating microdisk laser up to "C.

INTRODUCTION
Semiconductor quantum dot microdisk (MP) lasers are very promising as an effective source of coherent light for photonic integrated circuits used for optical signal processing, telecommunications, sensing, and other applications. Due to the high Q factors achievable in the disk resonators, they possess small footprint and low power consumption. They can be fabricated using simple technology- and they provide in-plane light output Laser emission can lie transferred to other optical components by open channel and by vertical or lateral coupling with closely .spaced waveguide, ' The vertical integration of a microdisk laser with a waveguide was realised with a silicon 011 insulator (SOI) substrate using Si/Ge hei ¿restructures or by hybrid integration of III V laser wilh SOI using bonding. In Ref. the authors used an tll-V laser grown on an lr»P substrate with TnAlGaAs-based multiple quantum wells; in Kef. 1 L an InAsP/lnGaAsP microdisk laser was used. In the latter case, in order to avoid excessive overheating of the InAsP/InGaAsP based structures, the pulsed regime of electrical
pumping was used. The typical vertical coupling distance is 100-15011m and can be Luned by appropriate SOI substrates.
Although achieving the same small gap size for lateral alignment of the disk and waveguide is a more difficult task, this way allows the use of various integration methods other than molecular bonding. Lateral integration oi passive AIGaAs micro resonators wilh pre-processed silicon waveguides using a transfer printing technique was demonstrated in Ref. 1 L More accurate alignment of the laser and waveguide can be achieved by forming both the laser and the waveguide from a single epitaxial structure, GalnAsP/lr.P injection microdisk lasers laterally coupled to a bus waveguide (WG) were demonstrated in Ref. 1 . The authors noticed that the output power is limited by tl>e absorption loss in tlie waveguide as it has the same quantum wet) structures with tlie microdisk cavity and by weak coupling efficiencies between tlie microdisks and the output waveguide. microlasers was collected by focusing the objective on the laser under study or on the end of the waveguide. For visualization, we used a 50:50 beam splitter and a camera (Toupcam). The EL spectra were registered using an optical spectrum analyzer (Yokogawa AQ 6370C). The schematics of the setup are presented in N;-'( 1
The simulation of the lasing spectra was carried out using a finite element method as realized in the COMSOI. package. The only feasible option due to die prohibitive amount of computation for a full 3D geometry of this size was to use 2D pLanar geometry, so any optical confinement in the growth direction as well as any possible issues of etching non-uniformity were left out of the calculations. However, the simulation was used primarily to observe the evolution of the optical modes' spectra when the waveguide is introduced, and its parameters are manipulated as described above. All the variants (the presence or absence of the waveguide, the distance between it and a disk, and a degree of its curvature if present) were simulated. The eigerunodes of the wave equation were searched for around 1055 nm wavelength; the corresponding eigenlrequencies were complex numbers. Due to the large number of WGMs in a disk and waveguide modes in a waveguide of the chosen thickness, all the modes were concentrated in a very narrow spectral range of several nanometers. Of course, only a handful of Lhose have sufficiently high Q factor to become lasing modes; furthermore, several of those are wraveguide modes and so had to be discarded. Al the simulation results processing stage, we have picked the WGMs, calculated their radial order as the number of maxima» and their quality factors as ratios of a frequency real part to the imaginary part. Then, the quality factors were adjusted for internal and surface losses. Since it is meaningless to modify the geometry for surface roughness or other losses, we chose to use a different approach the final quality facLor was calculated as

with n being the refractive index of the active region and a being the internal loss. The latter was taken equal to 3 cm-', which was
determined from the experimental dependence of the external differential efficiency on the cavity length for Fabry-Perot lasers made from the same epitaxial structure.
Afterward, we picked several modes with the highest adjusted quality factors and fixed radial orders that were present in all the geometry configurations and studied the evolution of their quality factors as functions of the geometry parameters, e.g., the envelope angle of the waveguide.
RESULTS AND DISCUSSION
First, we study the room temperature characteristics of single (unloaded) microlasers with the same cavity diameters of 20-40//m, made in the same process, standing sqoaratelv without waveguides. Light-current (L-l) dependencies are presented in Rg 3(a), For each laser, an increase in the pump current leads to a nonmonotonic increase in the optical power with a knee on the L-l curve that reveals lasing threshold in the mA-range. With an increase in the diameter of microlaser, a decrease in the threshold current density is observed, while the threshold current In, increases [Fi$; !h>]. The obtained values of Ij, for the diameters studied can be fitted by ~l/d dependence indicating lower loss and/or smaller effect of non-radiative surface recombination in lasers of a larger diameter.
The emission spectra of those lasers obtained at an injection current corresponding to I = 21^, (twice the lasing threshold) are shown in I ig I, It can be seen that the spectra contain several resonances corresponding to different modes supported by the resona- ^ tor and the spectral position of the resonances is rather chaotic. ¡Jj Such a rich spectral composition is formed due to the high gain ~ achievable with the active region based on InGaAs/GaAs QDs I used. As shown in Ref. , the saturated material gain per one layer u of such QDs is as high as 1.5 x I04cm-1 Another reason for the £> large number of resonances is the presence in the disk resonator of ^ modes of different radial order, the Q-factor of which is high S enough for lasing to occur.
The spectra of microlasers coupled to the waveguides (in all configurations under study) become orderly and contain only equidistant resonant lines [Fi^. i> j)J. The intermodal distance corresponds to the free spectral range of the WGM having the same

shift depending on the electric pump power for '30 mm diameter laser, taking into account the temperature coefficient AX/AT of 0.075 nm/K [fig. 12(a)], which is in good agreement with the already known values. Thus, at cw operation, the laser can be heated by more than 10 °C relative to the environment. To study the temperature stability of the laser characteristics further, we heated the sample mount up to 110°C. Lasing of 40fira diameter MD laser coupled to a waveguide is observed up to 96 °C. flig i 2(b)], To the best of our knowledge, the maximum lasing temperature demonstrated so far for waveguide-coupled microdisk/microring lasers does not exceed 60 °C. 1 The improved temperature stability in our work is realized through the use of a GaAs-based quantum dot in the active region that provides deeper localization of carriers in the active region compared to InP-based devices. It is also worth comparing tliis result with Ref. 2 1, where the operation of an InAs/GaAs QD stripe laser on a silicon-on-insulator butt-coupled to a silicon waveguide up to 85 °C was demonstrated.
We also compared temperature behavior for single 40//m diameter laser and 40/¿m diameter laser coupled to a waveguide with 20° wrap (I 13). We ohserve that the coupling does not affect the threshold current in the whole temperature range and the dependences have similar behavior As the temperature grows, the threshold current increases from mA (650 A/cm2) at 25 "C to ~33 mA (2500 A/cm") at 96 "C for both single 40pm diameter laser and 40¿mi diameter laser coupled to waveguide. A characteristic temperature To of 85 K is derived lor the temperature interval 20 80 °C.
To summarize, the emission characteristics of 30 and 40 fim diameter InGaAs/GaAs quantum dots' MD lasers coupled to waveguide processed from the same epi-structure and active region with InGaAs/GaAs quantum dots are investigated for the various coupling designs. Light outcoupling to waveguide and routing is
observed for all coupling geometries studied. The proposed method for light outcoupling is low cost, easy for fabrication, and robust to fabrication imperfections. Our study demonstrates that there is no need for such a challenging step as the precise formation of a deep air gap between the laser edge and the waveguide. The lasing is obtained even in the presence of conjunction between the laser and the waveguide. The stronger coupling of the laser cavity to the waveguide affects the threshold characteristics of a 30 ftm diameter laser. The initial Q-factor of a 40//m laser is so high that even a 20" envelope, at which the output power increases by an order of magnitude, does not lead to a change in the threshold current. A further increase in the loading loss by an increase in the envelope angle to 45° does not increase the output power due to worsening of the laser threshold characteristics.
We also show that the presence of QDs in the waveguide does not fully prevent the propagation of light and does not lead to complete absorption of the propagating laser radiation at least for the waveguide length of 440win. High temperature stability of lasing parameters is maintained even when loaded with a waveguide. Lasing up to 96 "C is demonstrated in the microlaser coupled to bus waveguide for the first time.

Abstract—We discuss the origin of optical losses in microdisk laws with a flense array of InCíaAs quantum dots In Hie active region. A strong dependence of the lasing wavelength on the diameter is observed; the blue-shift with decreasing disk size implies an increase in optical losses, although in lite case of an it leal cylinder* a noticeable optical hw.s should appear only at diameters comparable lo the wavelength of light, A comparison of the spectral characteristics of micro!osera with those of broad-area stripe lasers, for which optical loss can be easily found, gives a tool to evaluate optical loss In microdisk lasers, which was found to be unexpectedly high, ll changes o. D""1 from ^11)0 cm"1 in Ihc smallest mierolasers lo ^ 5 cm in the largest ones, Several possible physical mechanisms of the appearance of optical kisses in microlasers are considered, such as radiative loss due to the curvature of the cylindrical cavity, free carrier absorption, light scattering due lo roughness of Uie side wails* and absorption of light in the near-surface region. The latlcr type of optical loss was found to lie the dominant one and can explain the experimental results once lhe absorbing layer with a thickness of 2 /nil was suggested. Using the Gaussian approximation for Using the Gaussian approximation for the gain spectrum, the wavelength-1oss relationship was simulated ami a good agreement with the experimental dependence was found. The variation of the experimental results on optical loss for nominally identical microlasers was attributed to the variation of the scattering loss. I Introduction
THE use of self-organized quantum dots (QDs) as an activc region of injection microdisk and microring lasers [IJ, [2] represents a relatively new niche for them, where they can offer some advantages that are not available for other types oi semiconductor quantum-sized structures. Probably, the most important feature of QDs for microlaser applications is that the in-plane transport of charge carriers, which is tree in the case of quantum wells, is strongly suppressed due to carrier localization inside the QDs 13]. This results in a reduced sensitivity of QD-ba&cd lasers to defects caused by deep eIdling (through the waveguide and the activc region) [4] and opens the doors to microdisk lasers with diameters comparable to the light wavelength [51- For the same reason, QDs arc quite insensitive lo epitaxy-related defects, which are typical for materials grown on a non-parent, substrate: implementation of low-threshold edge-emitting lasers \6] and micro lasers [7], [81 mono It lineally integrated with silicon would be problematic if not for QDs,
The drawback of Stranski-Krastanow QD materia I is its low optical gain, which is typically about 5-6 cut-1 per QD plane being limited by the inhornogeneous broadening of QD density of states in combination with relatively low surface density [91. In edge-emitting lasers, several (up to 8... 10) QD layers inside the laser waveguide are typically used In multiply stacked QD lasers the maximum modal gain can reach 50 cm-1 [ 10]T [11 ]. We have recently introduced a method for forming arrays of InGaAs quantum (kits (also referred lo as quantum w ell-do Is* QWDs) with a surface density in the mid of 1011 cm i e. about an order of magnitude higher than typical densities for Stranski-Kmtanow QDs [12], "Hie maximum material gain o1 QWDs was found to be as high as 1.1 . Itf1 cm-1 [13]T which, depending on the optical confinement factor in Ihe laser, can provide die modal gain of 50...300 cm-1.
