Актуальность темы.

Твердые растворы индий-мышьяк-сурьма InAsSb и кадмий-ртуть-теллур HgCdTe — основные материалы для создания приборов инфракрасной (ИК) оптоэлектроники. Благодаря малой ширине запрещенной зоны и высокой подвижности носителей заряда эти материалы занимают доминирующее положение при создании излучателей и фотоприемников ИК излучения. Несмотря на то, что данные твердые растворы могут рассматриваться как конкуренты, в настоящее время каждый из них занимает определенные ниши при изготовлении различных приборов ИК фото- и оптоэлектроники.

Гетероструктуры на основе InAsSb отлично подходят для создания недорогих светодиодов в средней ИК области (длина волны X = 3-5 мкм). Уменьшение стоимости светодиода достигается за счет отсутствия дополнительных буферных слоев между подложкой (обычно InAs) и активной областью, которые часто выращиваются для структур на основе материалов AIIIBV, рассогласованных по параметру решетки с подложкой, что приводит к возникновению механического напряжения.

Применение твердых растворов HgCdTe (КРТ) для изготовления оптоэлектронных приборов позволяет охватить значительную часть ИК диапазона. Изменяя состав твердого раствора (мольную долю CdTe) возможно получение материала с шириной запрещенной зоны Eg = 0-1.6 эВ. Наиболее востребованные составы Hg1-xCdxTe, — это «малые» составы с x = 0.20-0.30, где создание фотоприемников (ФП) в среднем (X = 3-5 мкм) и дальнем ИК (X = 8-14 мкм) диапазонах в плане выбора материала практически безальтернативно, и «большие» составы с x = 0.50-0.70, применяемые при создании ФП для астрономических наблюдений в ближнем ИК (X = 1-1.5 мкм) диапазоне и при создании лазерных структур на основе КРТ.

Так как спектр атмосферы содержит как окна пропускания, так и полосы поглощения газов, одним из основных применений приборов на основе рассматриваемых материалов является газоанализ. Поэтому приборы на основе данных материалов применяются в экологии, промышленности, медицине и научных исследованиях.

Целью диссертационной работы является определение влияния разупорядочения твердого раствора на оптические свойства материалов AIIBVI и AШBV, использующихся в инфракрасной оптоэлектронике.

Для достижения данной цели в рамках диссертации были поставлены и решены следующие задачи:

Задача 1 - исследование особенностей оптических свойств, связанных с формированием гетерограницы в светодиодных гетероструктурах на основе InAsSb.

Задача 2 - исследование разупорядочения твердого раствора в эпитаксиальных пленках (ЭП) Hg0.7Cd0.3Te, выращенных молекулярно-лучевой эпитаксией (МЛЭ); характеризация собственных дефектов и энергетических уровней примесей.

Задача 3 - определение влияния отжига на оптические и структурные параметры эпитаксиальных пленок Cd0.7Hg0.3Te, выращенных МЛЭ, и применяющихся для создания лазерных структур.

Методы исследования. В работе применялись оптические методы исследования: фотолюминесценция, электролюминесценция, оптическое пропускание, оптическое отражение, фотоотражение. Микроскопические и структурные методы исследования: рентгеновская дифракция, сканирующая электронная микроскопия, энергодисперсионная рентгеновская спектроскопия. Электрические методы: измерение вольт-амперных характеристик.

Основные положения, выносимые на защиту: 1) В длинноволновых (Х>4.4 мкм) светодиодных гетероструктурах

InAs/InAsSb/InAsSbP, выращенных методом газофазной эпитаксии с

использованием металлорганических соединений при атмосферном

давлении, спектры электролюминесценции в диапазоне температур 4.2<Т<140 К определяются оптическими переходами на интерфейсе InAsSb/InAsSbP, а при более высоких температурах, — межзонными переходами в активном слое из InAsSb.

2) Эпитаксиальные пленки Hg0.7Cd0.3Te, выращенные методом молекулярно-лучевой эпитаксии, обладают тем же масштабом разупорядочения, что и материал, выращенный равновесными методами, при этом легирование мышьяком подавляет оптические сигнатуры собственных дефектов, связанных с вакансиями ртути и избыточным теллуром, свойственные нелегированному материалу, выращиваемому в тех же условиях.

3) В эпитаксиальных пленках CdЛHg1-ЛTe составов 0.5<х<0.7, выращиваемых методом молекулярно-лучевой эпитаксии, масштаб флуктуаций состава, согласно исследованию оптических свойств, существенно превышает таковой в материале, выращенном равновесными методами, и увеличивается с ростом состава, но может быть минимизирован путем термического отжига.

Научная новизна диссертации отражена в следующих пунктах: Научная новизна 1 - Проведено комплексное исследование оптических и структурных свойств светодиодных гетероструктур на основе InAsSb и эпитаксиальных пленок Hg0.7Cd0.3Te и Cd0.7Hg0.3Te как нелегированных, так и легированных мышьяком.

Научная новизна 2 - Для светодиодных гетероструктур InAsSb установлено формирование гетерограницы II типа, вызванное различием заданного и реального химического состава четверного твердого раствора InAsSbP, что приводит к изменению канала излучательной рекомбинации при низкой температуре.

Научная новизна 3 - В эпитаксиальных пленках Hg0.7Cd0.3Te, выращенных методом МЛЭ, установлено разупорядочение твердого раствора, проявляющееся во флуктуациях состава, а также определены энергии уровней, созданные примесями и собственными дефектами.

Научная новизна 4 - В барьерных слоях Cdo.7Hgo.3Te, выращенных методом МЛЭ, обнаружены примесные состояния, не типичные для КРТ, выращенного на GaAs, оптическими методами установлено изменение качества материала в результате отжига.

Научно-техническая задача, решаемая в диссертации, заключается в формировании комплексных знаний о разупорядочении в узкозонных твердых растворах, применяемых для создания приборов ИК оптоэлектроники.

Объектом исследования являются структуры на основе узкозонных твердых растворов InAsSb и HgCdTe.

Предметом исследования является разупорядочение в структурах на основе InAsSb и HgCdTe.

Теоретическая значимость результатов диссертационной' работы состоит в полученных новых фундаментальных знаниях о разупорядочении узкозонных твердых растворов.

1) Расширены знания о формировании гетерограницы InAsSb/InAsSbP в светодиодных структурах, выращенных методом газофазной эпитаксии с использованием металлорганических соединений (МОГФЭ).

2) Установлен порядок разупорядочения для эпитаксиальных пленок КРТ различного состава, выращенных методом МЛЭ.

3) Получены значения энергий ионизации для собственных дефектов и примесей, а также качественно определено влияние отжига на оптические и структурные свойства эпитаксиальных пленок КРТ.

Практическая значимость результатов диссертационной' работы заключается в применимости полученных знаний при выращивании материала высокого качества, что позволит повысить эффективность оптоэлектронных приборов для ИК области спектра.

Достоверность полученных результатов обеспечивается повторяемостью результатов, полученных в результате эксперимента, в том числе, на различном оборудовании. Результаты работы не противоречат данным из литературных источников.

Внедрение результатов работы

Результаты работы внедрены в учебный процесс.

Совместно с научным руководителем были поставлены цель и задачи диссертационной работы. Автором был проведен анализ литературных источников по теме диссертационной работы; он принимал участие в большей части экспериментальных исследований, самостоятельно осуществлял обработку и анализ полученных экспериментальных данных. Автор принимал участие в написании статей и лично представлял результаты работы на конференциях. Структура и объем диссертации.

Диссертационная работа состоит из введения, 5 глав и заключения, списка литературы, списка публикаций.

Основное содержание работы.

Во Введении описана актуальность темы диссертационной работы, обозначены цель и задачи. Показана новизна, а также теоретическая и

практическая значимость работы. Сформулированы положения, выносимые на защиту.

В первой главе содержится литературный обзор по теме диссертационной работы. Описан один из наиболее востребованных узкозонных материалов ЛШБУ - индий-мышьяк-сурьма 1пЛб8Ь. Показано, что свойства 1пЛб8Ь позволяют успешно применять его для создания оптоэлектронных устройств, работающих в средней ИК области спектра. Показано, что в структурах на основе этого материала важную роль играет формирование гетерограницы, так как 1пЛб8Ь рассогласован по параметру решетки с большинством материалов, используемых в гетероструктурах. При этом с повышением содержания 8Ь рассогласование, например с 1пЛб, использующемся в качестве материала подложки, возрастает. Установлено, что согласно литературным источникам, формирование гетерограницы 1пЛв/1пЛв8Ь изучалось. Однако в светодиодных структурах на основе 1пЛв8Ь оказывается не менее важна гетерограница 1пЛв8Ь/1пЛв8ЬР, которая практически не исследовалась. Особенности формирования данной гетерограницы могут приводить к возникновению дополнительных каналов излучательной рекомбинации на гетероинтерфейсе (рисунок 1).

Далее описан материал кадмий-ртуть-теллур HgCdTe - узкозонный твердый раствор AIIBVI с рядом уникальных свойств. Благодаря близким параметрам кристаллической решетки бинарных соедениний CdTe и HgTe, возможно формирование твердого раствора любого состава. Это позволяет охватить диапазон длин волн X = 1-14 мкм, благодаря чему материал стал незаменим в ИК оптоэлектронике. Очевидные преимущества КРТ — это прямая зонная структура с настраиваемой шириной запрещенной зоны и малая эффективная масса носителей заряда. Наиболее востребованные составы (мольная доля CdTe) КРТ — это «малые» x = 0.20-0.30, необходимые для создания фотоприемников в среднем (X = 3-5 мкм) и дальнем (X = 8-14 мкм) ИК диапазонах, и «большие» x = 0.500.70, применяемые в астрономических исследованиях, для создания барьерных слоев в nBn структурах и лазерных структурах.

Отличительной особенностью КРТ считается наличие в нем разупорядочения твердого раствора. Это, в том числе, — многочисленные точечные дефекты (рисунок 2), оказывающие влияние на свойства КРТ.

Особое влияние на свойства КРТ оказывают локальные флуктуации состава твердого раствора. Такие флуктуации возникают в силу стохастического характера распределения атомов в кристаллической решетке, из-за чего возникают хвосты плотности состояний. В КРТ это приводит к уменьшению ширины запрещенной зоны, наблюдаемой в люминесценции, при которой рекомбинация происходит из низкоэнергетического положения (рисунок 3).

Таким образом, в первой главе описаны два доминирующих узкозонных твердых раствора, применяемые в ИК оптоэлектронике. Показано, что несмотря на многочисленные их преимущества, в данных материалых до сих пор есть не до конца изученные вопросы, связанные с разупорядочением: интерфейсными состояниями в InAsSb, и с точечными дефектами и флуктуациями состава в HgCdTe.

Во второй главе изложена информация об основных объектах исследования и применяемых методах. Основным объектом для исследования свойств структур на основе InAsSb выступали светодиодные гетероструктуры InAs/InAsSb/InAsSbP (рисунок 4). Они были выращены методом газофазной эпитаксии из металлоорганических соединений (МОГФЭ) на нелегированных подложках InAs в ФТИ им. Иоффе. Подложкой служил нелегированный InAs c концентрацией электронов n = 3 1016 см-3. Толщина активной области InAs1-ySby составляла 1-3 мкм, состав варьировался в зависимости от образца в диапазоне y = 0-0.16, активная область преднамеренно не легировалась, концентрация электронов, вызванная присутствием остаточных примесей, оценивалась как n ~ 5 1016 см-3. Широкозонный барьерный слой InAs1-y-xSbyPx толщиной 1.2 мкм легировался цинком для получения ^-типа проводимости. Состав барьерного слоя задавался одинаковым для всех структур как x = 0.47, y = 0.22. Основной отличительной особенностью светодиодных гетероструктур, выращенных в ФТИ им. Иоффе, является отсутствие типичных для структур AIIIBV буферных слоев между подложкой и активной областью. Это позволяет понизить стоимость выращивания структур. Однако, необходимо комплексное изучение особенностей, возникающих из-за рассогласования параметров решетки материалов подложки, активного и барьерного слоев.

Значительная часть ЭП «малого» состава выращивалась на Si подложках (рисунок 5). Структуры выращены методом МЛЭ в ИФП им. А.В. Ржанова СО РАН. Для всех ЭП формировались буферные слои из ZnTe и CdTe, необходимые при выращивании КРТ на несогласованных по параметру решетки подложках. Рост гетероэпитаксиальных структур осуществлялся на многокамерной

n-InAs InAs Sb 1-y y ^-InAsSbP

сверхвысоковакуумной установке МЛЭ при температуре Гроста ~ 180 °С. После выращивания для пленок КРТ характерен n-тип проводимости с концентрацией электронов порядка n ~ 1014-1015 см-3. В диссертационной работе также исследуются пленки, легированные мышьяком. Легирование осуществлялось в процессе роста потоком мышьяка, полученного путем крекинга из источника типа ячейки Кнудсена. Это позволило получить эпитаксиальные пленки КРТ с концентрацией дырок p = 1015-1016 см-3.

А.В. Ржанова СО РАН. Сверху наращивался тонкий (порядка ~200 нм) слой HgTe для формирования электрических контактов при проведении измерений коэффициента Холла и проводимости. После роста пленки КРТ обладали n-типом проводимости с концентрацией электронов порядка n ~ 1014-1015 см-3. В диссертационной работе также исследовались пленки, легированные индием до концентрации электронов порядка n ~ 1016-1018 см-3. На рисунке 6 приведена структура эпитаксиальной пленки КРТ «большого» состава подложке из арсенида галлия.

выращенной методом МЛЭ Для оптических исследований применялись методы: фотолюминесценция (ФЛ, решеточный монохроматор МДР-23 (ФТИ им. Иоффе), фурье-спектрометр Vertex 80 (СПбГЭТУ «ЛЭТИ»)), электролюминесценция (ЭЛ, решеточный монохроматор МДР-23 (ФТИ им. Иоффе)), оптическое пропускание (ОП, фурье-спектрометр Shimadzu 8400 (ФТИ им. Иоффе), решеточный спектрометр PerkinElmer Lambda 1050 (Университет ИТМО) и фурье-спектрометр Vertex 80 (СПбГЭТУ «ЛЭТИ»)), оптическое отражение (ОП, решеточный спектрометр PerkinElmer Lambda 1050 (Университет ИТМО)), фотоотражение (ФО, фурье-спектрометр Vertex 80 (СПбГЭТУ «ЛЭТИ»)).

Основой спектрометрического комплекса в ФТИ им. Иоффе, предназначенного для регистрации спектров люминесценции, являлся решеточный монохроматор МДР-23. Для низкотемпературных измерений образец помещался в стеклянный гелиевый криостат заливного типа, это позволяло охлаждать образец до температуры T = 4.2 К. При этом, постепенно испаряя жидкий гелий из криостата и контролируя текущую температуру терморезистором и термопарой, запись спектров люминесценции проводилась в диапазоне температур T = 4.2-300 К. С помощью оптической схемы, состоящей из нескольких зеркал и линз, излучение от образца выводилось на входную щель монохроматора. Для визуальной калибровки оптической схемы применялось излучение от гелий-неонового He-Ne лазера с длиной волны излучения X = 632.8 нм. Так как исследования проводились в среднем ИК спектральном диапазоне,

для исключения влияния теплового излучения применялась техника синхронного детектирования, позволяющая выделить слабый полезный сигнал на фоне большого фонового шума. Для этого использовался синхронный усилитель BCI280, на который с генератора подавалась опорная частота следования импульсов f = 1 кГц. В случае ФЛ возбуждение образца осуществлялось полупроводниковым лазером InGaAs с X = 1.03 мкм. Для регистрации излучения на выходе монохроматора использовались фотоприемники на основе Ge, InSb или HgCdTe, в зависимости от спектрального диапазона.

В СПбГЭТУ «ЛЭТИ» оптические измерения проводились на установке на базе фурье-спектрометра Vertex 80 с пошаговым сканированием. Установка позволяет проводить измерения ФЛ, фотоотражения (ФО) и оптического пропускания (ОП) в ИК диапазоне. Источником возбуждения при ФЛ и источником модулирующего излучения при ФО служил лазерный диод с X = 809 нм. Для исключения влияния теплового излучения измерения проводились с синхронным усиления сигнала при механической модуляции возбуждающего лазера. Измерения проводились в температурном интервале T = 11-294 К в гелиевом криостате замкнутого цикла Janis CCS-150. Сигнал регистрировался охлаждаемым фоторезистивным детектором на основе КРТ.

Электрические измерения: вольт-амперные характеристики (ВАХ, электронный двухканальный осциллограф PCSU 1000 (ФТИ им. Иоффе)).

Микроскопические и структурные исследования: энергодисперсионная рентгеновская спектроскопия (ЭДРС) (TESCAN MIRA 3 (Университет ИТМО) и FEI Quanta 200 (ФТИ им. Иоффе)), рентгеновская дифракция ДРОН-8 (Университет ИТМО).

В третьей главе описаны результаты исследований свойств ГС на основе InAsSb. Для структур, выращенных методом МОГФЭ без использования буферных слоев, обнаружены нетипичные температурные зависимости ЭЛ и ВАХ при низкой температуре.

При измерении ЭЛ обнаружено отклонение энергии пика ЭЛ от расчетного значения ширины запрещенной зоны Eg вплоть до ~50 мэВ при температуре

Т = 4.2 К. При дальнейшем повышении температуры температурная зависимость слабая, и лишь при приближении к комнатной температуре экспериментальные данные совпадают с расчетным значением (рисунок 7). При этом для структур с заведомо I типом гетероперехода ТпАвЗМпАвЗЬР экспериментальные данные энергии пика ЭЛ хорошо согласовались с Её(Т).

Подобный результат был получен и при проведении измерений ВАХ структур. На рисунке 8 представлены температурные зависимости напряжения отсечки ВАХ ГС. Для референсной структуры с I типом гетероперехода напряжение отсечки менялось линейно. Для исследуемых светодиодных гетероструктур при высокой температуре эта зависимость аналогична. Однако, с понижением температуры до Т ~ 150 К и ниже, напряжение отсечки начинает возрастать быстрее, достигая разницы в 150 мэВ при Т = 4.2 К.

Для интерпретации подобных результатов при измерении ЭЛ и ВАХ светодиодных ГС было выдвинуто предположение о формировании гетероперехода II типа 1пА88Ь/1пАв8ЬР. Это хорошо объясняло результаты как оптических измерений (наличие канала интерфейсной рекомбинации), так и электрических (напряжение падает на двух переходах в структуре).

Для подтверждения данного предположения были исследованы барьерные слои 1пЛб8ЬР. На рисунке 9 представлены нормированные спектры барьерных слоев 1пЛб8ЬР при Т = 11 К. Состав четверного твердого раствора барьерного слоя для обеих структур задавался одинаковым, при этом положение максимума ФЛ для структур на чистом 1пЛб и на 1пЛб8Ь различалось. Для барьерного слоя на 1пЛб спектр ФЛ содержал один пик с энергией ~521 мэВ и полушириной ~36 мэВ. Для структуры с барьерным слоем на 1пЛб8Ь пик с энергией ~411 мэВ и полушириной ~29 мэВ был смещен в длинноволновую сторону относительно барьерного слоя на 1пЛб. Это указывает на то, что при росте барьерного слоя на тройном твердом растворе состав 1пЛб8ЬР отклоняется от заданного. При осаждении элементов барьерного слоя на сильно рассогласованный с ним по параметру решетки материал 1пЛб8Ь состав барьерного слоя «подстраивается» для уменьшения напряжения. Это приводит к тому, что реальный барьерный слой, выращенный на 1пЛб8Ь, отличается по составу от заданного.

При росте состав барьерного слоя задавался как: х = 0.47, у = 0.22. На температурных зависимостях энергия пиков ФЛ оказывается ниже расчетного значения Её(Т) для заданного состава 1пЛб8ЬР, что показано на рисунке 33. При этом видно, что для барьерного слоя на 1пЛб8Ь энергия ФЛ смещена в длинноволновую сторону. При подборе значений х и у для построения Её(Т) при котором Её ~ Ерь при Т = 300 К получается х = 0.448, у = 0.242 для слоя на 1пЛб и х = 0.4, у = 0.29 для слоя на 1пЛб8Ь. Из этого следует, что при росте барьерного слоя 1пЛб8ЬР на тройном твердом растворе InAs1.y8Ьy при повышении содержания 8Ь в активном слое растет содержание 8Ь в наращиваемом широкозонном слое.

Методом ЭДРС был проведен анализ элементного состава барьерного слоя, выращенного на 1пЛв8Ь с различным содержанием БЬ. Получено, что состав барьерного слоя при росте методом МОГФЭ зависит от «подложки», на которой он выращивается. Чем выше содержание БЬ в 1пЛв8Ь, тем больше БЬ в выращиваемом барьерном слое (рисунок 11). Это было также подтверждено исследованиями ФЛ барьерных слоев.

Такое изменение элементного состава барьерного слоя связано с тем, что при росте методом МОГФЭ для уменьшения напряжения, вызванного различием постоянных кристаллической решетки 1пЛб8Ь и 1пЛб8ЬР, состав последнего «подстраивается» под материал, на котором он растится. Это приводит к отклонению реального состава барьерного слоя от заданного. Другой состав означает другую ширину запрещенной зоны (рисунок 12), а это приводит к изменению типа гетероперехода 1пЛв8Ь/1пЛв8ЬР, что отражается на оптических и электрических свойствах светодиодных ГС.

В длинноволновых (Х>4.4 мкм) светодиодных гетероструктурах InAs/InAsSb/InAsSbP, выращенных методом газофазной эпитаксии с использованием металлорганических соединений при атмосферном давлении, спектры электролюминесценции в диапазоне температур 4.2<Т<140 К определяются оптическими переходами на интерфейсе InAsSb/InAsSbP, а при более высоких температурах, — межзонными переходами в активном слое из 1ПЛБ8Ь.

В четвертой главе представлены результаты исследования КРТ состава x ~ 0.30. Проведено сравнение свойств эпитаксиальных пленок, выращенных методом МЛЭ, с образцами КРТ, выращенными равновесными методами. Согласно структурным исследованиям, эпитаксиальные пленки КРТ, выращенные методом жидкофазной эпитаксии (ЖФЭ), представляют собой поликристаллическую структуру, состоящую из отдельных блоков высокого кристаллического совершенства. При этом в оптических исследованиях для таких пленок характерно наибольшее разупорядочение, что выражается в пологом крае ОП и большой полуширине полос ФЛ. Для образцов, выращенных МЛЭ и вертикально-направленной кристаллизации (ВНК), характерен резкий край ОП и относительно небольшая полуширина полос ФЛ, однако по результатам рентгеновской дифракции видно, что их кристаллическая структура не идеальна. Таким образом, кристаллическое совершенство, определенное методом рентгеновской дифракции, не всегда напрямую коррелирует с результатами оптических измерений. На рисунке 13 показаны спектры ФЛ и ОП образцов КРТ состава x ~ 0.30, выращенных различными методами. При T = 77 К спектры ФЛ состояли из одиночного пика с полушириной ~21 мэВ для образца, выращенного методом ЖФЭ, и ~17 мэВ для кристалла, выращенного методом вертикально-направленной кристаллизации, для МЛЭ образца полуширина составила ~14 мэВ. Край ОП для МЛЭ образцов, — гораздо более крутой, чем для ЖФЭ пленок и немного более пологий, чем для объемного кристалла. Принимая полуширину пиков ФЛ и крутизну края ОП за меру совершенства, можно утверждать, что ЭП КРТ, выращенные методом МЛЭ, по качеству не уступают материалу, выращенному другими методами.

Abstract. Photoluminescence and X-ray diffraction (XRD) were used for the studies of the properties of HgCdTe samples with CdTe molar fraction x=0.3 grown by various methods. According to the results of photoluminescence studies, all samples possessed a considerable degree of alloy disorder, yet the scale of the disorder seemed not to be directly related to the structural quality of the material as revealed using XRD. Prospects of using HgCdTe material grown by various methods in optoelectronic devices are discussed.

1. Introduction

Hgi_xCdxTe (MCT) solid solutions are important materials for devices operating in the infrared (IR) part of the spectrum. MCT with CdTe molar fraction (chemical composition) x»0.3 are of special demand, as the bandgap Eg of the material (~270 meV at the temperature T=77 K for x=0.30) corresponds to the energy of photons in the middle-wavelength (3-5 ^m) IR (MWIR) range. This spectral range is associated with the fundamental rotational and vibrational resonances of a large number of technologically important molecules, which is important for applications in environmental control, security, defence, energy auditing/conservation, medicine, agriculture, etc. [1].

MCT is widely used in fabrication of photodetectors [2], though attempts to fabricate economically viable MCT-based light emitters also continue [1]. The methods currently used for MCT growth include molecular-beam epitaxy (MBE), metal-organic chemical vapour deposition (MOCVD), and liquid-phase epitaxy (LPE). Each method produces the material with a specific defect structure, which may significantly affect the parameters of the final device. In this work, we report on the results of the comparative study of optical and structural properties of Hg0.7Cd0.3Te samples grown by various methods.

2. Experimental details

The core of the studied samples consisted of epitaxial films grown by MBE on (013)GaAs and (013)Si substrates with ZnTe and CdTe buffer layers at Rzhanov Institute of Semiconductor Physics (Russia) as described elsewhere [3]. LPE-grown films were fabricated with the use of closed-system epitaxy machines from Te-rich melts on (111)Cd(Zn)Te substrates according to the growth strategy presented in Ref. [4], and after the growth, these films were annealed in saturated Hg vapours at 230°C for 48 hours. MOCVD-grown films were fabricated on Cd(Zn)Te-buffered semi-insulating 3o-off (110)GaAs substrates at VIGO System S.A. (Poland) according to the interdiffused multi-layer

process described in Ref. [5]. The MOCVD process was completed with the deposition of a thin CdTe layer, which resulted in the formation of a ~0.5 ^m-thick graded-gap surface layer during the cool-down step. No post-growth anneal was applied to these films. Bulk crystals were grown by the modified vertically directed crystallization (VDC) method with the replenishment from solid phase at Joint Stock Company 'Pure Metals' (Ukraine).

For optical studies, photoluminescence (PL) spectra were recorded in the 4.2 - 300 K temperature range with the use of an MDR-23 grating monochromator. The PL signal was excited by a semiconductor laser with 1.03 ^m wavelength and registered with an InSb or HgCdTe photodetector. A DRON-8 X-ray diffractometer in a slit configuration with fine focus X-ray tube with a copper anode and a NaI(Tl) scintillation detector was used in the structural studies. Parameters of the studied samples are given in table 1. The chemical composition x and the thickness of the MBE-grown films were assessed with the use of in situ ellipsometric [3] and ex situ optical transmission (OT) measurements, those of the LPE-and MOCVD-grown films, with OT and optical microscopy.

3. Experimental Results and Discussion

OT spectra (not shown), which were recorded at 300 K with the use of an InfraLum-801 FTIR spectrometer, demonstrated high transmittance at the low-energy side and a relatively steep absorption feature when the photon energy became close to the Eg for all the studied samples; these features were indicative of a good quality of the material. Figure 1 shows normalized PL spectra of samples B, C, D, E, H and J, recorded at 85 K. As can be seen, all the spectra with the exception of spectrum of sample E, represented single bands. The full-width at half-maximum (FWHM) of the spectra equalled 14.8 meV for sample A, 15.0 meV for samples B and C, 12.6 meV for sample D, 15.7 meV for samples I and J, and 19.4 meV for sample H. The FWHM of the high-energy ('edge') PL band of sample E equalled 23.9 meV; the low-energy band there could be related to optical transitions to acceptor levels induced by mercury vacancies.

At T=4.2 K, the FWHM of the spectra equalled 7.3 meV for sample C, 6.5 meV for sample D, 16.2 meV for sample E. For the films grown by MBE on Si substrates, in the low-temperature PL spectra we have not found any bands associated with energy states related to point defects. Such states were earlier believed to be typical of this material due to accumulation of point defects on extended defects that originated in substrate/film lattice mismatch [6], but they might as well be caused by non-optimal growth conditions [7].

Figure 2 shows some examples of temperature dependences of the positions of the maxima of the 'edge' PL bands EPL(T) (symbols), which within the accuracy of ~10 meV could be related to 'optical' bandgap Egopt [8], and the Eg(T) dependence calculated for MCT with x=0.32 in accordance with the most recent empirical Eg(x,T) relation from Ref. [9]. As can be seen, the experimental dependences have similar slopes, but they differ from that of the calculated Eg(T) relation. This trend was observed for all the samples and is due to the fact that optical transitions responsible for the 'edge' band were caused by recombination of excitons localized at compositional fluctuations; it is a typical feature of MCT that applies both to epitaxial films and bulk material [6,7,10,11]. The behaviour of EPL(T) for sample E may be related to the effect of the graded-gap surface layer and needs further investigation. Of all the studied samples, only MBE-grown ones demonstrated PL signal at 300 K. This can be attributed to the presence of deep 'technologically-induced' fluctuations in addition to 'stochastic' ones, as these deep fluctuations facilitate stronger localization of excitons [6,7]. For LPE-grown samples, the PL signal disappeared at T>150 K.

Figure 3(a) shows an XRD curve of sample I. It contained a single peak with 20^23.79° corresponding to (111) crystallographic HgCdTe plane. Its low intensity was indicative of relatively poor crystalline quality of the sample, which was confirmed by the absence of reflections from (222) h (444) planes. The XRD rocking curve (RC) of sample I (not shown) indicated the presence of multiple separate (111) blocks mis-oriented in relation to each other. The FWHM of the RC of sample I equalled 0.89°. The XRD curves of the MBE-grown films (inset in Fig. 3(a)) were dominated by peaks at 20-97.8° that could be attributed either to HgCdTe [12], or to ZnTe buffer layer. The FWHM of this peak for sample B equalled 3236'' (20»97.81°), for sample C, 1038'' (20^97.76°).

The XRD curves of the LPE-grown films contained five peaks; Fig. 3(b) shows the curve for sample G. The first peak (peak I at 20-21.52°) could be caused by oxidization of the surface of the sample or represent a by-product of the presence of the peak II at 20»23.84° ((111)HgCdTe). The peak III at 20»48.77° was caused by reflection from (222)HgCdTe plane, and peak V at 20»11L25°, from (444)HgCdTe plane, with the intensity of the latter being higher than that of the former. The peak IV at 20»76.51° corresponded to the reflection from (511)HgCdTe plane. Basically, both LPE-grown films showed a polycrystalline structure with (111)- and (511)-oriented blocks with single blocks showing high crystalline perfection, as the FWHMs of the peaks equalled 100-150''. Thus, LPE-grown films showed higher crystalline quality than MBE-grown ones and even bulk crystals.

4. Conclusion

In conclusion, using optical and structural methods, we have studied properties of bulk crystals and epitaxial films of Hg07Cd03Te grown by various methods. The FWHMs of the 'edge' photoluminescence bands at 85 K were similar for all samples and varied from ~13 to ~20 meV. All the studied samples demonstrated EPL(T) slopes that differed from that of the calculated Eg(T) relation. That, and the large gap between values of EPL and calculated Eg at low temperatures clearly indicated the presence of alloy disorder. Most likely, it was this disorder that helped observing PL signal from MBE-grown samples at 300 K, and this makes MBE-grown material especially attractive for fabricating MWIR emitters, especially since despite the disorder this material did not show any excessive broadening of the spectra. The scale of the disorder seemed not to be directly related to the structural quality of the material as studied with XRD, so its nature and effect on the material properties other than optical (transport, etc.) require further investigations.

Stimulated Emission in the InAs/InAsSb/InAsSbP Heterostructures with Asymmetric Electronic Confinement

Abstract—The electroluminescent characteristics of the InAs/InAs1-ySby/InAsSbP asymmetric light-emitting diode heterostructures with high InSb mole fraction in the active region (y > 0.09) in the temperature range 4.2-300 K have been studied. Stimulated emission was achieved in the wavelength range 4.1-4.2 |im at low temperatures (T < 30 K). It was found that the electroluminescence spectra were formed as a result of the superposition of contributions from different channels of radiative recombination of charge carriers near the type Ii heterointerface. The effect of the quality of the type II InAsSb/InAsSbP heterojunction on the radiative interface transitions with an increase in the content of InSb in the ternary solid solution is considered.

1. INTRODUCTION The continued interest in heterostructures based on narrow-gap AIIIBV solid solutions is attributable both to their physical properties [1] and to the wide range of applicability of such structures in various optoelectronic devices operating in the middle infrared (IR) spectral range (2—6 ^m) [2, 3]. LED heterostructures based on InAs(Sb,P) solid solutions are promising radiation sources for ecological monitoring and medical diagnostics systems [4, 5]. The issue of enhancing the operating efficiency of LEDs of the middle IR range remains topical. The currently available practical solutions for improving the output characteristics of LEDs often make the design of device structures more complicated [6, 7]. At the same time, a thorough examination of recombination processes in narrow-gap heterostructures (specifically, at low temperatures) may help reveal new opportunities for enhancement of the parameters of optoelectronic devices. It was demonstrated in [8] that symmetric heterostructures with high energy barriers and a narrow-gap InAs1-ySby (y = 0.12) active region exhibit superluminescence at T = 10—35 K with a full width at half maximum (FWHM) of the emission line of ~50 nm. A similar effect in the indicated temperature interval was also observed in the 3.4—3.6 ^m spectral range in asymmetric narrow-gap heterostructures with an active region based on InAs1-ySby solid solutions with compositions y < 0.09 [9].

In the present study, we report the observation of stimulated emission in electroluminescence (EL) spectra of asymmetric n-InAs/InAs1-ySby/p-InAsSbP LED heterostructures with narrow-gap layer compositions y > 0.09. The key feature of the design of these samples is the asymmetry of energy jumps at the interfaces of semiconductor compounds forming an epitaxial heterostructure. Therefore, potential barriers for oppositely directed carrier fluxes injected into the active region of a heterostructure may be formed in such a way that a jump in the valence band at one heterointerface would confine holes in the active region, while a jump in the conduction band at the other heterointerface of the active region would block the motion of electrons. As is known, an increase in the molar fraction of InSb in a ternary solution translates into a greater lattice mismatch between an InAsSb epitaxial layer and an InAs substrate. This has a considerable effect on the formation of the heterointerface between an active InAsSb layer and a barrier InAsSbP layer that is matched in the lattice constant with an InAs substrate [10]. Thus, features inducing the formation of additional recombination channels may emerge at a relatively minor band discontinuity at the heterointerface [11]. The observation of stimulated emission associated with indirect recombination transitions at a type II heterointerface is reported below.

2. EXPERIMENT

Asymmetric InAs1-ySby/p-InAsSbP heterostructures for experiments were grown by metalorganic vapor-phase epitaxy on undoped n-InAs(001) substrates. The epitaxial growth of InAsSb and InAsSbP layers was performed under atmospheric pressure in a horizontal reactor with resistive heating. The n-InAsSb solid solution of the active region was not doped intentionally; the electron density in it (attributable to the presence of residual impurities) did not exceed n = 3 x 1016 cm-3. A barrier ^-InAsSbP layer doped with zinc was grown on top of the active region. The molar fraction of InSb in the InAs1-ySby solid solution of the active region was y = 0.095 (structure A) and y = 0.110 (structure B). LED chips with a circular mesa with diameter d = 300 ^m were formed using standard lithography and wet chemical etching techniques. The specifics of growth procedure and certain optical and electric properties of such heterostructures fabricated at the temperatures of 77 and 300 K have been reported earlier in [12, 13]. In the present study, EL was examined in a wide temperature range (T = 4.2-300 K) under pulsed excitation with frequency f = 1 kHz and pumping pulse duration t = 2 ^s.

3. RESULTS AND DISCUSSION

Figure 1 presents the temperature dependences of the position of spectral maxima of EL bands of the studied heterostructures and the calculated band gap (Eg) of InAs1-ySby solid solutions of the active region for compositions y = 0.095 and y = 0.110. Dependence

where coefficients a = 2.76 x 10-4 eV/K and p = 93 K were close to the corresponding parameters for binary compound InAs. The value of E0 for solid solution InAs1 - ySby was calculated as an interpolation of the fractions of InAs and InSb compounds in accordance with the following expression [15]:

E0 = EgInAs (1 - y) + EgInSby - CInAsSby(l - yX (2)

where, according to [16], EginM = 0.417 eV, Egisb = 0.235 eV, and CInAsSb = 0.61 eVat T = 0 K. InSb

It can be seen from Fig. 1 that the studied samples had distinct temperature dependences of the photon energy at the EL band maximum. At low temperatures (T < 50 K), the experimental energy values deviated significantly from the calculated curve. It should be noted that this deviation was ~40 meV for structure A and ~38 meV for structure B at T = 4.2 K. In addition, the position of the spectral maximum of EL bands shifted toward higher photon energies with increasing temperature in the 30 K < T < 100 K interval. The "blue" shift of EL spectra here was ~1.3 x 10-4 eV/K. Within the 100 K < T < 200 K temperature interval, changes in the position of EL peaks followed the temperature narrowing of the band gap of InAs1-ySby (with a certain deviation toward lower energies with respect to calculated dependence Eg(T)). The magnitude of this deviation was 15 meV at T = 100 K and near-zero at T > 200 K. The value of 15 meV is close to the activation energy of a shallow Zn acceptor in indium arsenide and related solid solutions [16]. Thus, it is fair to assume that spontaneous luminescence in this temperature interval was driven by radiative recombination involving acceptor Zn states in the bulk of the active region, which form due to the diffusion of zinc from the barrier InAsSbP layer to the epitaxial InAsSb layer. The photon energy at the emission band maximum at higher temperatures (200 K < T < 300 K) matched the band gap of the ternary solid solution. This is indicative of the fact that interband radiative recombination in the active region of heterostructures produces the dominant contribution to EL spectra. In view of this, it seems probable that several channels of radiative recombination exist in the studied hetero-structures: (1) interband transitions in the active region at near-room temperatures (T ~ 300 K), (2) radiative transitions to impurity states in the band gap of the ternary solid solution at lower temperatures around 100 K, and (3) radiative recombination transitions with a very weak temperature dependence in the low-temperature range (T < 35 K). Thus, the 35 K < T < 100 K temperature range may be identified as a transition region where a superposition of contributions of the last two recombination channels, which is manifested in the emergence of a "blue" shift in the

EL spectra at higher temperatures (see Fig. 1), may be observed.

Figure 2a shows the schematic band diagram of the InAs/InAsSb/InAsSbP asymmetric heterostructure. It is evident that the confinement for holes is established by a dominant energy jump in the valence band at the InAs/InAsSb heterointerface (as against the conduction band). The confinement for electrons is provided by a potential barrier, which is formed by a layer of the InAsSbP quaternary solid solution, in the conduction band at the InAsSb/InAsSbP heterointerface. Thus, asymmetric electron confinement for carriers in the InAsSb active region is established in the studied structure. It has been demonstrated earlier in [10] that a type II heterojunction InAsSb/InAsSbP may be formed in compositions y > 0.09 of narrowgap solid solution InAs1-ySby. An increase in the molar fraction of indium antimonide in InAs1-ySby translated into a more pronounced discontinuity in the valence band (AEV) at the InAsSb/InAsSbP heterointerface. Since the band discontinuities at a type II heterointerface are staggered, potential wells for electrons and holes form on opposite sides of the InAsSb/InAsSbP interface if forward bias is applied (Fig. 2b). The energy distance between electrons and holes (ES2) involved in recombination may be smaller than Eg of the solid solution with the narrowest gap (among the solutions forming the considered hetero-junction) and may decrease with increasing molar fraction of InSb in solid solution InAsSb [17].

Thus, radiative transitions observed experimentally at T = 4.2 K, which have a photon energy that is considerably lower than the value of Eg of the active region, may be attributed to the recombination of carriers near the InAsSb/InAsSbP heterointerface. As was demonstrated earlier for an individual type II het-erostructure «-InGaAsSb/p-GaInAsSb, localization of electrons and holes in potential wells at a type II heterointerface may well allow for lasing driven by quasi-indirect (tunnel) radiative transitions through the interface [18]. Owing to this carrier localization, the energy positioning of EL spectra has almost no dependence on temperature.

The studied heterostructures exhibited stimulated emission at temperatures T = 4.2—30 K. Figure 3 presents the EL spectra obtained at T = 4.2 K and different pumping currents. At low excitation levels (i < 0.2 A), the EL spectra contained one marked band of spontaneous luminescence with FWHM -20—23 meV. The observed rapid low-energy decay in the spontaneous EL spectra around photon energy hv - 0.29 eV is attributable to the absorption of generated emission by carbon dioxide gas molecules (CO2) from the atmosphere (Fig. 3b). When the pumping current was raised, a narrow band of stimulated emission with FWHM - 2 meV (~30 nm) emerged. Single-mode generation was observed at hv = 0.304 eV (structure A) and hv = 0.297 eV (structure B), which corresponded to the spectral positions of the spontaneous luminescence maximum of the studied heterostructures at the given temperature. At high pumping levels (in the current range of 0.8—2.4A), the multimodality of the EL spectrum was manifested, and the spectrum shifted toward higher photon energies (see Figs. 3a and 3b). One may also note that the intensity gets redistributed between modes as the excitation level increases. An average intermode distance on the order of AX -1.2 nm corresponded to cavity length L = 170 ^m, which was governed by the InAs substrate thickness.

Figure 4a presents the typical multimodal structure of the stimulated emission spectrum. Approximating this spectrum with a set of curves based on the Lorentz distribution, one may isolate four modes. The dependences of the spectral position of each mode on the pumping current (Fig. 4b) were plotted by combining the EL spectra obtained at different pumping levels (see Fig. 3). An overall shift of the spectrum of stimulated emission toward higher photon energies and an increase in the intermode distance were observed at higher pumping currents. The latter fact may be attributed a change in the shape of potential wells at type II heterointerface InAsSb/InAsSbP occurring when the external bias increases. Thus, it is fair to say that stimulated emission observed in the present study at low temperatures is attributable to interfacial radiative recombination of holes near the Fermi level with

electrons localized in a potential well. The observed shift of the EL spectra toward higher photon energies at higher injection levels is associated with a shift of the localization level for electrons (Fig. 4b).

As was demonstrated below, the temperature of transition from stimulated emission to spontaneous one was ~30 K. This value is lower than the one reported in [9] for a similar heterostructure with an active region made from InAsSb with a lower molar fraction of InSb. The crystalline perfection of the structure is known to be associated closely with the lattice mismatch of InAsSb solid solutions and substrates made from binary compound InAs that are used to grow them. This mismatch for the compositions of epitaxial layer InAs1-ySby considered in the present study (y = 0.095 and y = 0.110) does not exceed the critical value for thin layers (1%). The generation of mismatch dislocations (accompanied by an increase in the density of extended and point defects) is possible if the magnitude of mismatch between the InAsSb layer and the InAs substrate increases. Experimental EL data for similar narrow-gap asymmetric

heterostructures did not reveal any stimulated emission in samples with an elevated InSb concentration in an InAsSb active region [11].

4. CONCLUSIONS

The results of examination of electroluminescence of asymmetric LED «-InAs/InAs^Sby^-InAsSbP heterostructures with molar fraction y = 0.095 and 0.110 of InSb in the active layer at temperatures T = 4.2—300 K were reported. Stimulated emission was observed in the luminescence spectra at low temperatures within the 4.2—30 K range. The redistribution of intensity of spectral modes with increasing injection current at T = 4.2 K was demonstrated. The contribution of three different channels to radiative recombination, which become dominant at different temperatures, was identified. At low temperatures T < 100 K, spontaneous and stimulated emission spectra were shaped by interfacial transitions at type II heterointerface InAsSb/InAsSbP. When the temperature increased to T > 100 K, only spontaneous lumines-

cence was observed; transitions to acceptor zinc levels in the active region became the dominant recombination channel. At high temperatures T > 200 K, EL was governed by interband radiative recombination transitions of carriers in the bulk of the active InAsSb layer. The observed intense interfacial EL at the InAsSb/InAsSbP heterointerface demonstrates that these heterostructures have potential for application in IR emitters with X > 4 ^m.

Optical transitions in long-wavelength light-emitting diode heterostructures based on InAsSb

Subject of study. An w-InAs/InAsx_ y Sb y / ^-InAsSbP light-emitting diode heterostructure with an indium antimonide molar fraction (y = 0.15) for along-wavelength (over4 Цт) region ofthe mid-infrared range and epitaxial n+-InAs/InAsi_ y Sb y films ( y = 0-0.16) is studied. Aim of study. The aim is to determine the nature of optical transitions in long-wavelength InAsSb-based light-emitting diode heterostructures aimed at extension of the range of their operation to the spectral region of wavelengths over 4 ^m as well as to decrease the temperature dependence of the wavelength of the heterostructures. Method. The heterostructures under study were grown by metal-organic vapor phase epitaxy, and the light-emitting diode chip was formed by standard photolithography and chemical etching. The optical properties of the resulting structures were studied by photo- and electroluminescence methods, the chemical composition of the films was studied by energy-dispersive X-ray spectroscopy on a scanning electron microscope, and the structural properties of the films were studied by X-ray diffractometry. Main results. It is shown that the structural and optical properties of InAsi_ y Sb y epitaxial films are mainly determined by the indium antimonide content in the ternary solid solution. A significant effect of radiative transitions involving interface states at the "film—substrate" heterointerface, as well as indirect recombination transitions at a step-like type II InAsSb/InAsSbP heterojunction in the n-InAs/InAs0.85Sb0.15/^-InAsSbP light-emitting diode heterostructure at temperatures below 150 K on the optical properties of the structures is demonstrated. It is shown that switching of the main channel of the radiative recombination of structures makes it possible to reduce the influence of temperature on their wavelength. Practical significance. The revealed effect of switching the main channel of radiative recombination with temperature determines the prospects for the manufacture of temperature-stable light-emitting diodes for the mid-infrared range. ©2023 Optica Publishing Group

1. INTRODUCTION

Optical infrared (IR) detectors based on an LED-photodiode optocoupler, which allow for gas analysis with high measurement accuracy and a small sample volume, are regarded as the most promising devices for environmental monitoring, as well as in medicine when measuring the carbon dioxide content in a patient's exhalation [1,2]. The ternary semiconductor solid solution InAs1-^ Sb^, depending on the mole fraction of indium antimonide, makes it possible to cover the spectral range of 3—12 |im, which makes it an indispensable material in the manufacture of LED and photodiode structures in particular, for detectors in the mid-wave (3-5 |m) IRrange [3,4].

At the moment, the development of long-wavelength (more than 4 (m) LEDs in this IR segment is constrained by the relatively low crystalline quality of InAsSb epitaxial layers with a large InSb molar fraction when they are grown directly on an InAs substrate. This is because of the fact that an increase in the InSb content in the InAsSb solid solution leads to a mismatch between the crystal lattice parameter of the growing solid solution relative to the corresponding substrate parameter, which in turn leads to the generation ofdislocations and an increase in the concentration of extended and point defects. Simultaneously, the need for simple and relatively cheap (compared, for example, with quantum-cascade lasers) radiation sources for the far boundary of the mid-wave IRrange is quite large: in particular,

they are required to analyze the composition of the atmosphere and determine the concentration of chemical compounds such as nitrogen monoxide (absorption band near 5.3 Ц-m).

Previously, we studied some spectral properties of long-wavelength (5 (m) LED n-InAs/InAs1-ySby/p-InAsSbP (y = 0.15_0.16) heterostructures [5]. In the present work, we set the task of a more detailed study of the nature of optical transitions in such heterostructures. Therefore, the optical properties of the substrate material of heterostructures, as well as «+-InAs/InAs1_y Sby epitaxial films with a molar fraction of InSb(y = 0-0.16) were studied.

The aim of this work is to determine the nature of optical transitions in long-wavelength LED heterostructures based on InAsSb to expand the operating range of emitters based on them to the spectral region of wavelengths above 4 (m and to reduce the temperature dependence ofthe emission wavelength ofsuch heterostructures.

2. EXPERIMENTAL METHODOLOGY

The structures under study were grown by the metal-organic vapor-phase epitaxy. The substrate material of the A InAs/InAs0.s5Sb015/InAsSbP LED heterostructure grown by a technique similar to that described in [6] was undoped no-InAs with an electron concentration of 3 x 1016 cm-3. A zinc-doped p-InAsSbP wide-gap barrier layer was grown in this structure over the InAs0.85Sb0.15 active region. The LED chip was formed by standard photolithography and chemical etching and mounted on a TO-18 package.

Epitaxial deposition of InAs1_y Sby films was conducted by a technique similar to that described in [7] on n+-InAs substrates heavily doped with a donor impurity (sulfur or tin) with an electron concentration of 2 x 1018 cm-3. The films themselves were not doped and had я-type conductivity with an electron concentration of 1016 cm-3 due to residual impurities. The thickness of the films of the structure B n+-InAs/InAs ("control" sample) was 0.4 (m, and that of the structures C «+-InAs/InAs0.87Sb0.13 and D «+-InAs/InAs0.84Sb0.16 was 1 (m.

The spectral characteristics of the LED heterostructure A were studied by electroluminescence (EL). The EL spectra of the heterostructure and photoluminescence (PL) of the films were recorded under pulsed excitation (in the case of PL, by a semiconductor laser with an emission wavelength of 1.03 Mm) at a frequency of 1 kHz and a pulse duration of 2 Ms in the temperature range 4.2—300 K. An InSb photodiode was used as a detector. The chemical composition of the films was controlled by energy-dispersive X-ray spectroscopy on a TESCAN MIRA 3 scanning electron microscope (SEM). X-ray diffraction (XRD) was used to study the structural properties of the films; these studies were carried out at room temperature (300 K) using a DRON-8 diffractometer in a slit configuration with a BSV-29 fine-focus tube with a copper anode and an NaI(Tl) scintillation detector.

3. EXPERIMENTAL RESULTS

The EL studies of the LED heterostructure A showed that, at low temperatures in the range of 4.2—150 K, two main lines were present in the spectrum [Fig. 1(a)]. The high-energy luminescence line at a temperature T = 4.2 K had a maximum near the wavelength k = 3.084 Mm (photon energy hv1 = 0.402 eV) and exceeded in intensity the main low-energy band with the maximum at k = 4.251 Mm (hv = 0.292 eV). The full width at half maximum (FWHM) of the high-energy line was approximately 10 meV, and that of the low-energy band was approximately 50 meV. It was inferred that the appearance of a high-energy EL line is associated with carrier recombination in the substrate material [5]. Because the peak energy of this line at T= 4.2 K was smaller than the band gap of InAs (Eg = 0.417 eV [8]), it could be assumed that the presence of this line is caused by optical transitions involving acceptor states associated with intrinsic defects and/or residual impurities. This was confirmed by our studies of the PL of the substrate material: the PL spectrum at T = 4.2 Knear the absorption edge (i.e., the nominal value of Eg) here contained two main bands [Fig. 1 (b)]. The high-energy band (hV3 = 0.415 eV) with a lower intensity in this case can be associated with interband transitions, and the more intense low-energy band (hV4 = 0.402 eV) with

impurity recombination, possibly with the participation of donor-acceptor pairs.

Figure 2 shows the temperature dependences of the photon energy at the maximum of the PL bands of the substrate and EL of the LED heterostructure. These dependences are compared with the calculated dependences of Eg for InAs [Fig. 2(a)] and the InAso.85Sbo.15 epitaxial layer [Fig. 2(b)]. The Eg(T) dependence was determined according to the Varshni relation [9]:

where the coefficients a = 2.76 x 10-4 eV/K and 0 = 93 K correspond to the binary compound InAs. The E0 value of the InAs1-y Sby solid solution was determined as an interpolation of the fractions of binary compounds InAs and InSb according to the expression [10]

where, according to [8], at T = 0 K, Eg InAs = 0.417 eV, Eg InSb = 0.235 eV, and C^sSb = 0.61 eV.

As shown in Fig. 2(a), the energy shift of the PL spectra of the InAs substrate to the long wavelength region corresponds to the temperature narrowing of the InAs band gap. This made it possible to conclude that the radiative recombination of the high-energy h V3 emission band is the interband one in the entire temperature range under study. The slight excess of the photon energy h v3 over Eg is explained by the high level of excitation and the excess of the threshold of the Burstein-Moss effect, as well as by the fact that the value of the optical band gap is smaller than the energy of the PL peak [11]. The low-energy impurity PL peak h v4 also generally follows the temperature behavior of Eg . As the temperature increases, the relative intensity of the interband peak h V3 increases, whereas that of the impurity peak h v4 decreases, and at T > 110 K the recording of the latter

becomes impossible. A similar behavior is observed for the high-energy peak of the EL spectrum of the LED heterostructure h v1 [Fig. 2(b)].

In contrast, in the low-energy band of the EL spectrum of the LED heterostructure A in the low-temperature region T < 150 K, there is a significant difference between the Eg value of the InAs0.85Sb0.15 active region and the photon energy h v2 at the maximum of the luminescence band [Fig. 2(b)]. This discrepancy at T = 4.2 K was approximately 24 meV. The temperature shift of the EL band h v2 in the range T = 4.2-200 K was weak. In this case, it should be noted that heterostructures with a low (y < 0.7) InSb content in the active region showed good agreement between the values of h v and Eg over the entire range T = 4.2-300 K [11].

The properties of InAs1-y Sby films were studied using a combination of structural and optical methods according to the traditional scheme for studying such objects [12-15].

The analysis of the chemical composition of the films by energy-dispersive X-ray spectroscopy was carried out in different areas of the surface, as well as along the film thickness.

Table 1 presents the data obtained for the layer of the InAs0 84Sb016 solid solution (structure D) at four points of analysis, which demonstrate a satisfactory uniformity of the chemical composition of the grown InAs0.84Sb0.16 solid solution over the film surface. A similar result was obtained in the study of sample C, in which the percentage of elements also corresponded to the declared chemical composition.

The X-ray diffraction patterns of the studied InAs1-y Sby films (not shown) were similar and contained peaks at 20 « 29.5°, 61.2°, and 99.4°, which could be attributed to

reflections from the InAs crystallographic planes (200), (400), and (600), respectively. The rocking curves of the XRD were recorded upon reflection from the InAs (400) plane and are presented in Fig. 3.

The half-width of the rocking curve of the XRD spectrum of the InAs film was approximately 22. This low value indicates a high structural quality of the epitaxial film. For the InAs1—y Sby (y > 0) solid solutions, with an increase in the molar fraction of InSb, an increase in the FWHM of the rocking curve was observed. Thus, the FWHM of the curve of the InAs0.84Sb0.16 film was approximately 25', which indicated a decrease in the structural quality of the InAs1-y Sby (y > 0) films relative to InAs. At the same time, the SEM images obtained from the surface and cleavages of the structures did not reveal the formation of significant macrodefects in the films.

Figure 4 shows the PL spectra of structures B and C recorded at T = 4.2 K. It can be observed that the spectrum of structure B near the absorption edge contains two main luminescence bands with maxima at hv5 = 0.413 eV and hv6 = 0.398 eV. The low-energy band of the PL spectrum of structure B was recorded up to a temperature of 35 K. The difference in the energy of the position of the spectral maxima h V5 — h V6 by 15 meV corresponds to the energy of a shallow acceptor in the undoped InAs [16-18] [see also Figs. 1(b) and 2(a)]. Thus, the

low-energy (h V6) band of the PL spectrum of structure B was determined by optical transitions involving relatively shallow acceptor levels. The PL spectrum of structure C contained one broad band with a peak at h v7 = 0.279 eV.

As shown in Fig. 4, with an increase in the molar fraction of InSb in InAs1-y Sby, in addition to a long-wavelength shift of the PL spectrum, there is an increase in the line FWHM from 5 meV [structure B, Fig. 4(a)] to 10 meV [structure C, Fig. 4(b)], as well as a decrease in the luminescence intensity shown in the figure as a decrease in the signal-to-noise ratio. The PL spectrum of structure D (not shown) was strongly distorted owing to the absorption of radiation by carbon dioxide molecules present in the atmosphere; this circumstance made it impossible to accurately determine the position of the maximum of the spectral line (h v8 ~ 0.29 eV, X ~ 4.2 (m) and its FWHM.

The temperature dependences of the photon energy at the maximum of the PL bands are plotted from the experimental data. These dependences were compared with the calculated dependences Eg of the InAs1-y Sby epitaxial films. As shown in Fig. 5(a), the energy shift of the high-energy band h V5 of the PL spectra to the long-wavelength region of structure B at T > 50 K corresponds to the temperature narrowing of the InAs band gap. This allows us to conclude that the radiative

recombination for this band is the interband one in the entire temperature range under study. The slight excess of h v over Eg here is also explained by the high level of excitation and the excess of the threshold of the Burstein-Moss effect. At T < 50 K, the photon energy did not completely follow the value of Eg , which can be caused either by the formation of a high-energy PL band by optical transitions to a shallow acceptor [17] or by the imperfection oftheVarshni model [13,14].

For structures C and D at low temperatures (T < 50 K), as in the case of the low-energy EL band of structure A, a significant difference in energy between the photon energy and the calculated values of Eg was observed. Thus, in the case of structure C at T = 4.2 K, this energy discrepancy was approximately 44 meV [Fig. 5(b)]. Moreover, in the temperature range from 4.2 to 70 K, a shift in the position of the h V7 PL band towards higher photon energies with increasing temperature was observed. A similar pattern was also observed in the case of structure D, where the energy discrepancy h v - Eg was of the same order ofmagnitude. The blue shift for these structures was

(1.3-1.9) x 10-4 eV/K. 4. DISCUSSION OF RESULTS

It was suggested in [5] that InA^y Sby /InAsSbP heterojunc-tions with large y, which is structure A, are characterized by the spatial separation of the charge carriers at the heterointerface due to the formation of potential wells for electrons and holes separately under forward bias. When the charge carrier concentration overcomes a certain critical value, tunneling radiative recombination is initiated, and in the temperature range 4.2 < T < 180 K, the position of the luminescence peak is determined by the overlap of the heterojunction zones. At T > 180 K, as shown in Fig. 2(b), the experimental data are in good agreement with the calculated Eg(T) curve for the InAs0.85Sb0.15 active-region material constructed from Eq. (1). Thus, at high temperatures (180 < T < 300 K), the EL spectra of structure A exhibit peaks whose nature is associated with interband optical transitions in the bulk ofthe active region.

The high-energy bands in the EL spectrum of structure A, in their turn, are obviously associated with recombination at the InAs/InAsSb heterojunction. Because an undoped substrate was used in this case, optical transitions occurred in InAs rather than in the narrower gap material InAsSb, where the rates of nonradiative recombination are considerably higher [19]. Similar effects were previously observed in the study of EL heterojunctions «-InAs/«-InAsSbP, where, in the case of using an undoped substrate, the interface recombination led to the emission of photons with an energy of h v ~ Eg InAs, and in the case of a heavily doped substrate with a high coefficient of nonradiative recombination, with an energy of h v ~ Eg InAsSbP [5,20].

Heavily doped substrates were used when growing epitaxial films B, C, and D, in which radiative recombination was suppressed. The PL spectra of these substrates recorded at T = 90 K (not shown) had a low intensity and a spectral line half-width of 100—120 meV with a maximum energy of approximately 0.46 eV. This corresponds to the interband optical transitions in the InAs material doped to a concentration of 1018 cm-3. Such radiation was not detected when recording the PL spectra ofthe epitaxial films.

The "anomalous" nature of the temperature dependence of the radiation wavelength, which is characteristic of films C and D, was previously observed in the PL and EL spectra of the heterostructures with the InAsSb active layers [21,22] and InAs/InAsSb superlattices [23]. Possible reasons for this effect were considered to be the dominance of the optical transitions involving impurities or localized states at the InAs/InAsSb heterojunction (in this case, a type II heterostructure can also be formed) or fluctuations in the composition of the solid solution [24]. However, it is difficult to expect that after moving from InAs to InAsSb, the energy of the acceptors will change significantly (from 15 to 45 meV), and the formation of such deep composition fluctuations in the solid solutions under consideration with a small fraction of chemical bond ionicity can also be considered unlikely. The calculation of the band diagram of heterojunctions of structures C and D showed the presence of

relatively small discontinuities in the conduction and valence bands (AEC = 0.04 eV and AEV = 0.14 eV for structure C and AEC = 0.05 eV and AEV = 0, 16 eV for structure D, T = 100 K). Potential wells for carriers are not formed in this case; however, considering the specifics of the formation of heterojunctions with solid solutions with a high content of InSb [6], one can expect the appearance of interface states at the heterointerface. Thus, the observed optical transitions in the structures under consideration with epitaxial InAsSb films at low (up to 150 K) temperatures, as in the case of the low-energy EL band of structure A, are caused by carrier recombination at the heterojunction. With a further increase in temperature, the PL spectra of structures C and D evidently exhibit interband transitions in the bulk of the InAs1-^ Sb^ solid solution, similar to the case of the low-energy EL band of structure A.

5. CONCLUSION

The results of studying the nature of optical transitions in long-wavelength LED heterostructures based on InAsSb were presented. To obtain them, the electroluminescence of the «o-InAs/InAs0.85Sb0.15/p-InAsSbP LED heterostructure and the photoluminescence of n+-InAs/InAs1-^ Sb^ epitaxial films ofsimilar chemical compositions were studied.

It was shown that the structural and optical properties of the films are mainly determined by the mismatch between the crystal lattice constant of the InAsSb ternary solid solution and the InAs substrate, which increases with the molar fraction of InSb in the solid solution. Consequently, the determining factor in the nature of optical transitions in the structures under consideration at low temperatures (T < 200 K) is the presence of interface states at the InAs/InAsSb film—substrate heterointerface, as well as the possibility of indirect recombination transitions at the InAsSb/InAsSbP type II stepped heterojunction in the LED heterostructure. At higher temperatures, interband optical transitions dominate in the structures under consideration. It can be noted that changing the main recombination channel from interface to interband reduces the temperature shift of the LED emission wavelength, which is promising for the production of temperature-stable sources of mid-wave IR radiation.
