Актуальность темы

Светоизлучающие устройства на основе материалов, создаваемых растворными методами, нашли своё применение во многих высокотехнологичных сферах, начиная от новых областей фотоники и микроэлектроники, заканчивая лазерными технологиями. Исследуемое в данной диссертации направление создания резонансных светоизлучающих устройств демонстрирует возможность интеграции с существующими планарными технологиями, что открывает дорогу для крупномасштабного внедрения в микроэлектронике. Упрощение интеграции оптических и электронных схем позволит реализовать на кристалле схемы квантовой информации и связи на основе фотонов. Кроме того, лазерные устройства на основе светоизлучающих материалов, синтезируемых растворными методами, могут внести значительный вклад в таких областях, как платформа «лаборатория на чипе», носимые устройства и передовая медицинская диагностика.

Задача создания резонансных светоизлучающих устройств покоится на стыке нанофотоники, химии материалов и приборостроения. Фундаментальной частью работ по созданию любых светоизлучающих устройств является понимание и учёт основных процессов, происходящих при излучении света - возбуждение и взаимодействие носителей заряда, а также контроль каналов их излучательной и безызлучательной рекомбинации. При переходе к прикладным задачам, решения, направленные на удовлетворение подобных базовых условий, не могут быть определены изолированно от свойств конкретных материалов. По этой причине выбор материалов всегда обусловлен их уникальными оптическими и физическими характеристиками, доказанными многолетними исследованиями международных научных групп. Для нанопластинок CdSe/CdZnS с площадью поверхности более 100 нм2 такими свойствами являются: проявление сильных мультиэкситонных свойств

под действием внешней накачки, большие времена жизни экситонов, высокие значения коэффициента оптического усиления, значительная стабильность свойств и отработанность методов создания светоизлучающих нанопластинок.

Интеграция светоизлучающих материалов с резонансными структурами является ключевой проблемой при создании наноразмерных устройств. Контроль коэффициента модального усиления и фактора локализации моды позволяет максимизировать оптическое усиление в данных устройствах. Преодоление ограничений, возникающих при высокой интенсивности накачки, и изучение того, как основные характеристики светоизлучающих слоев соотносятся с процессами, происходящими в резонаторе, является одной из ключевых частей данной работы. Проведен краткий обзор методов создания оптических микро- и нанорезонаторов применяемых при создании лазеров с оптической накачкой. Применение новых методов структурирования светоизлучающих слоёв посредством воздействия фемтосекундными лазерными импульсами позволяет создавать резонансные структуры напрямую из светоизлучающего слоя, тем самым повышая локализацию накачки в активном слое и снижение потерь, приходящихся на нагрев. С помощью данного подхода возможна реализация различных дизайнов планарных резонаторов, например поддерживающих связанные состояния в континууме (ССК). Применение светоизлучающих пластинок позволяет создавать фотонные системы, демонстрирующие поддержание симметрийно-защищенных ССК (СЗ-ССК), а также состояний типа Фридриха-Винтгена (ФВ-ССК) вне Г-точки благодаря отделению от непрерывного спектра.

Таким образом, исследование имеет ключевое значение для разработки более эффективных, технологичных и универсальных лазерных технологий. Ожидаемые результаты включают создание светоизлучающих структур на основе нанопластинок CdSe/CdZnS в качестве активной среды с реализацией режима оптического усиления при внешней накачке. Комплексный подход к созданию светоизлучающих устройств позволит повысить характеристики

светимости, направленности и добротности резонаторов создаваемых светоизлучающих устройств.

Целью исследования взаимодействия нанопластинок CdSe/CdZnS (НПЛ) с оптически-резонансными периодическими наноструктурами является улучшение их характеристик светоизлучения, таких как направленность, оптическое усиление, добротность. Стоит отметить, что исследование также подразумевает разработку масштабируемого метода создания резонансных периодических наноструктур для построения светоизлучающих устройств на их основе.

Научные задачи, которые необходимо решить для достижения цели:

1. Исследовать влияние объемной плотности излучателей и локализации накачки в слое НПЛ на оптическое усиление

2. Оптимизация метода лазерного структурирования слоя НПЛ для создания фотонно-кристаллических оптических резонаторов

3. Разработка высокодобротных оптических резонаторов с активным слоем из НПЛ

Научная новизна

1. Впервые описано применение метода плоского штампования при модификации полупроводниковых светоизлучающих плёнок. Показано, что данный метод позволяет контролировать толщину, плотность и шероховатость слоёв, что ведёт к росту коэффициента оптического усиления.

2. Впервые при помощи прямого структурирования фемтосекундными лазерными импульсами были созданы резонансные структуры с периодом меньше половины длинны волны структурирующего

лазерного излучения из полупроводниковых нанопластинок что привело к улучшению их светоизлучающих характеристик.

3. Впервые было показано формирование связанных состояний в континууме близких к условию Фридриха-Винтгена вне Г-точки в видимом диапазоне с добротностью порядка 103 и светоизлучения выше 700.

Теоретическая значимость диссертационной работы состоит в изучении методов повышения оптического усиления нанопластинок CdSe/CdZnS, а также особенностей интеграции с резонансными металл-диэлектрическими периодическими структурами, влияния этих особенностей на добротность светоизлучения.

Практическая значимость диссертационной работы состоит в разработке простых и масштабируемых методов создания резонансных систем на основе нанопластинок CdSe/CdZnS, демонстрирующих возможность контроля направленности, а также высокую добротность при светоизлучении. Подобные системы могут применяться в качестве эффективных платформ для создания миниатюрных низкопороговых источников излучения, используемых в фотонных интегральных схемах, сенсорике, медицине и информационных технологиях.

Основные положения, выносимые на защиту

1. Модификация пленок толщиной порядка 200 нм из нанопластинок CdSe/CdZnS методом плоского штампования под давлением 1000-1500 кг/см2 приводит к увеличению модального коэффициента оптического усиления в 2,4 раза, а с учетом потерь на рассеяние в 1,3 раза за счет повышения объемной плотности излучателей в слое, и снижения амплитуды шероховатости.

2. Структурирование острофокусированными фемтосекундными лазерными импульсами слоев толщиной вплоть до 110 нм из нанопластинок CdSe/CdZnS, за счёт выраженного порога двухфотонного поглощения и низкой теплопроводности приводит к формированию резонансных структур с периодом меньше дифракционного предела, что позволяет за счет повышения направленности и оптимизации вывода излучения повысить интенсивность фотолюминесценции в 3 раза по нормали к поверхности.

3. Гибридные фотонно-плазмонные резонансные системы из Al и АЬОэ, при покрытии нанопластинками CdSe/CdZnS за счет формирования связанных состояний в континууме близких к условию Фридриха-Винтгена вне Г-точки с добротностью порядка 103, поддерживают фотолюминесценцию с добротностью 709 в видимом диапазоне.

Достоверность

Достоверность научных положений и выводов диссертации подтверждается воспроизводимостью результатов экспериментов проведенных на современном сертифицированном оборудовании. Снижение шероховатости и толщины пленок при штамповании, а также изменение в морфологии поверхности посредством лазерного структурирования были детектированы на атомно-силовом микроскопе Аист-НТ «SMART». Спектры отражения и фотолюминесценции с угловым разрешением были получены на спектрометре Princeton Instruments SP2500+PyLoN. Экспериментальные данные полученные на данных инструментах легли в основу множества публикаций относящихся не только к данной диссертации но и серии опубликованных работ научных групп Физического факультета Университета ИТМО. Каждый из представленных в данной диссертации результатов измерений оптических откликов, таких как оптическое усиление, спектры отражения и фотолюминесценции, был подтвержден методами теоретического анализа и численного моделирования в зарекомендовавших себя в научных кругах программах Matlab и COMSOL. Подбор, применение и проверка методов исследования, демонстрировали отсутствие противоречий с литературными источниками. Полученные результаты были апробированы на

научно-технических конференциях, и опубликованы в статьях международных реферируемых журналов.

Методы исследования

Экспериментальное исследование оптических откликов с сохранением углового разрешения проводилось на самостоятельно собранной установке, реализующей сбор сигнала в задней фокальной плоскости объектива. Численное моделирование откликов с угловым разрешением от периодических структур проводилось методом Фурье-мод, а также методом конечных элементов в пакете COMSOL.

Личный вклад автора

Личный вклад автора состоит в применении следующих экспериментальных методах исследования: осаждение плёнок из раствора нанопластинок CdSe/CdZnS методами центрифугирования и ориентированной самосборки, а также их штампование. Структурирование плёнок из нанопластинок методом прямой лазерной записи. Характеризация морфологии поверхности посредством сканирующей электронной и атомно-силовой микроскопии. Измерение спектров отражения и фотолюминесценции в задней фокальной плоскости с угловым разрешением. Измерения интенсивности фотолюминесценции методом изменения длины полосы накачки. Численное моделирование спектров отражения и поглощения, от периодических структур методом Фурье-мод, а также локализации собственных мод методом конечных элементов в пакете COMSOL.

Основное содержание диссертации представлено в 5 публикациях, из них 3 в изданиях, индексируемых в базах цитирования Web of Science и/или Scopus.

Структура и объем диссертации

Диссертационная работа состоит из введения, пяти глав и заключения. Работа содержит 70 рисунков и 2 таблицы. Полный объем диссертационной работы составляет 200 страниц, включая библиографический список из 186 ссылок.

ОСНОВНОЕ СОДЕРЖАНИЕ РАБОТЫ

Современное развитие фотоники, микро- и наноэлектроники требует создания компактных, энергоэффективных и высокостабильных источников когерентного излучения. Применение материалов, синтезируемых растворными методами, обеспечивает технологическую доступность, масштабируемость и совместимость с планарными технологиями. Исследуемое направление — резонансные светоизлучающие устройства на основе коллоидных нанопластинок, объединяет подходы нанофотоники, материаловедения и приборостроения.

Во введении обоснована актуальность разработки резонансных светоизлучающих устройств на основе материалов, синтезируемых растворными методами, их потенциал интеграции с прикладными технологиями и перспективы применения в фотонике, квантовой информации, микроэлектронике и биомедицине. Показана взаимосвязь фундаментальных процессов излучения с выбором конкретных материалов, в частности нанопластинок CdSe/CdZnS, обладающих уникальной совокупностью оптических характеристик. Уточнены ключевые вызовы, связанные с интеграцией активных слоёв и резонаторов, а также пути их решения.

Первая глава посвящена анализу классов наноматериалов, которые могут служить основой для формирования активных сред светоизлучающих устройств. Основной акцент сделан на материалах, синтезируемых

растворными методами и обладающих высокой интенсивностью фотолюминесценции, возможностью масштабирования синтеза и адаптируемостью к структурированию. Рассматривались следующие ключевые платформы: галогенидные перовскиты и полупроводники группы

пт.

Для нанопластинок на основе CdSe установлено, что переход от простого ядра к гетероструктурам с градиентной или двойной оболочкой позволяет значительно снизить порог усиленного спонтанного излучения (УСИ). Ультразвуковой, микрофлюидный и шаблонный синтезы позволяют получать частицы разнообразной морфологии и высоким оптическим усилением. Таким образом нанопластинки на основе CdSe, такие как CdSe/CdZnS являются оптимальными для задач, требующих высокой направленности светоизлучения, стабильности и низких порогов генерации.

Вторая глава

Помимо собственных светоизлучающих свойств активной среды, ключевым элементом для реализации лазерной генерации является оптический резонатор, обеспечивающий положительную обратную связь. Параллельно с растущим спросом на малогабаритные светоизлучающие устройства, конструкции оптических резонаторов прогрессируют от стандартных резонаторов Фабри-Перо к более сложным конструкциям, обеспечивающим локализацию поля в предельно малых пространственных масштабах. К таким резонаторам относятся плазмонные лазеры, резонаторы Ми, а также лазеры на основе фотонных кристаллов которые были рассмотрены в данной главе.

В третьей главе рассматриваются методы повышения модального коэффициента усиления в плёнках на основе нанопластинок CdSe/CdZnS. Традиционные методы осаждения наночастиц, такие как центрифугирование,

капельное осаждение, погружение, не позволяют достичь оптимального сочетания толщины слоя, качества поверхности, а также объёмной плотности излучателей. Среди основных проблем выделяются: формирование кофейных колец, слабый контроль над межчастичным расстоянием, эффективность внешней накачки. Основное внимание уделяется модификации слоя методом плоского штампования, направленного на увеличение объёмной плотности активных центров и снижение потерь, вызванных структурной неоднородностью.

Инженерия материалов напрямую влияет на величину оптического усиления материала (^Т) и, следовательно, вносит вклад в коэффициент модового усиления ^м) а также величину порога усиленной спонтанной фотолюминесценции. Модификация внутренних свойств подобной системы представляет собой сложную задачу управления механизмами излучательной и безызлучательной рекомбинации энергии, осложняемую внешними факторами, что часто приводит к поиску компромисса между снижением порога УСИ и увеличением максимального значения gм. Однако оптимизация коэффициента модового усиления для полученных таким образом тонких плёнок остаётся серьёзной проблемой, препятствующей разработке коммерческих лазерных диодов [85].

Результирующее оптическое усиление зависит от толщины слоя и эффективности интеграции активного слоя с оптическим резонатором, что может быть оценено через фактор локализации моды (Г). Для НПЛ контраст показателя преломления на границе активного слоя и подложки способствует увеличению Г с 1% на чистом кварцевом стекле до 19,5% на слое ТЮг толщиной 55 нм при толщине светоизлучающего слоя 42 нм [92]. При этом увеличение толщины слоя НПЛ с 21 до 28 нм привело к росту gм в 1,86 раза. Однако в дальнейшее увеличение толщины активного слоя от 100 до 250 нм будет вызывать снижение gм в 2,3 раза из-за уменьшения средней эффективности оптической накачки всего слоя [93].

Существует множество методов осаждения НПЛ, таких как метод капельного осаждения [94], центрифугирование [95], погружения [96], с применением щелевой матрицы [97]. Каждый из методов обеспечивает различный уровень однородности толщины плёнки, гладкости поверхности и объёмной плотности упаковки НПЛ, что в конечном итоге влияет на gм. Например, величина межчастичного расстояния на атомном уровне является ключевым фактором переноса электронов через прыжковый механизм [97,98]. В связи с этим можно сделать вывод что прямым способом увеличения gм является повышение объёмной плотности излучателей в плёнке (О). Этот эффект был продемонстрирован при переходе от капельного осаждения [94] к центрифугированию (СК) [95]. В свою очередь, метод СК часто сталкивается с проблемой формирования «кофейных колец», что также влияет на D и итоговое качество плёнки, снижая gм. Таким образом, требуется экономичный и простой подход для улучшения контроля параметров тонких плёнок НПЛ и их адаптации для лазерных применений [99].

Таким решением является применение метода плоского штампования (Рисунок 1), позволяющий увеличить объёмную плотность слоя и уменьшить шероховатость поверхности.

Образцы плёнок осаждались методом центрифугирования с последующим воздействием плоским стеклянным штампом при давлении 1000-1500 кг/см2. В качестве штампа применяли стандартные стеклянные подложки размером 1x1 см2. Уменьшенный размер штампа относительно образцов (1x1,5 см2) позволил напрямую сравнить оптические характеристики одной и той же плёнки НПЛ до и после штампования. Плоское штампование привело к улучшению качества поверхности (Рисунок 2).

Наблюдалось снижение средней толщины слоя до 137,4 нм ^С^), 133,4 нм (SC2S), 143,3 нм (SC3S) и 44,3 нм (SC4S). Процесс штампования улучшил качество поверхности (среднеквадратичная шероховатость, Rms) для SC1S до 3,03 нм и для SC2S до 4,2 нм, тогда как для SC3S и SC4S Rms слегка снизилась до 4,23 нм и 5,11 нм соответственно.

Характеристики модового усиления полученных образцов измеряли методом переменной длины полосы (Рисунок 3) [101].

Было отмечено сохранение порогов УСИ образца БС2 хотя в то же время пик УСИ для SC2S демонстрирует красное смещение на 15 нм (Рисунок 4).

Особенности роста интенсивности пика УСИ исследовали при четырёх уровнях плотности мощности: 78,4; 209; 418 и 784 мкДж/см2. Данный диапазон выбран из-за слабо выраженного эффекта насыщения усиления в НПЛ по сравнению с классическими квантовыми точками.

На основе низкоинтенсивной модели были определены величины полного модового усиления образцов:

где I — интенсивность пика УСИ, А — амплитуда оптического усиления, Ь — длина полосы возбуждающего излучения, gн — измеренное полное модовое усиление. Модель предполагает линейный рост интенсивности при низких плотностях мощности, а также экспонециальный рост за счет УСИ.

Моделирование в COMSOL Multiphysics величины Г — фактора модового ограничения, определяемого степенью локализации оптической моды в усиливающей среде, позволило количественно оценить влияние рассеяния, толщины слоя, а также внутренних оптических характеристик:

Параметр Г преимущественно зависит от контраста показателя преломления (п) и толщины светоизлучающего слоя. Для расчёта фактора Г в программе Comsol Multiphysics (Рисунок 5) использовали показатель преломления на длине волны, соответствующей пику УСИ, а также толщину слоя НПЛ каждого образца.

Значения Г для исходных плёнок составили 0,93 (SC1), 0,93 (SC2) и 0,86 (SC3), что обусловлено различиями в толщине. Эффект волноведения определяет предельную толщину слоя, ниже которой значения Г резко снижаются.

можно оценить влияние штампования на величину gм слоя НПЛ. Увеличение объёмной плотности материала и, как следствие, значения пг (равного П), приближает значения gм к gмат — величине, зависящей исключительно от внутренних свойств НПЛ. Основным параметром, влияющим на gм, является плотность активных центров пг. Коэффициент потерь а может быть оценён путём аппроксимации измеренных значений gн при различных уровнях плотности мощности (Рисунок 6).

Для всех образцов величина а была аппроксимирована отдельно, обнаруживая корреляцию с шероховатостью поверхности [89,92]. Уровень насыщения плотности мощности накачки Fs для образцов зависит от нескольких факторов: структурной идентичности НПЛ, отсутствия дополнительных слоёв, влияющих на величину Г, а также объёмной плотности материала и качества слоя, определяющих эффективность распространения вынужденного излучения. При аппроксимации использовали сечение вынужденного излучения ое = 4,32*10-15 см2, характерное для CdSe/CdZnS НПЛ, согласно данным работы Foroutan-Barenji S. и соавторов [92].

Расчётная пг для плёнки НПЛ толщиной 49 нм в работе Foroutan-Barenji и соавторы составила 459х1015 см3, что превышает 151х1015 см~3 для SC1S [92]. Это связано с преимуществами самоупорядоченного осаждения при малых толщинах плёнки. Идеальная упаковка НПЛ со средним размером 20^20x5 нм даёт порядка 500х1015 частиц/см3, что близко к величине пг. Используемые НПЛ размером порядка 20x20x7 нм обеспечили плотность 182х1015 частиц/см3 (коэффициент заполнения 0,829), что подтверждает эффективность штампования. Увеличение размера НПЛ при сохранении структуры снижает пг и оптическое усиление слоя.

Таким образом оптимальные значения модального усиления достигаются при толщине плёнки >150 нм и высокой плотности упаковки. Снижение толщины компенсируется ростом объёмной плотности. Максимальное значение модального усиления равнялось 639,8 см"1.

Четвертая глава посвящена реализации резонансных наноструктур в активных слоях из нанопластинок CdSe/CdZnS методом прямой фемтосекундной лазерной записи. Исследуются принципы формирования структур, поддерживающих высокодобротные резонансные моды, а также влияние морфологии поверхности и параметров структурирующего лазерного излучения на оптические характеристики резонаторов.

Коллоидные нанопластинки с квазидвумерной геометрией (CdSe/CdZnS) обладают сниженной скоростью Оже-рекомбинации и способностью к мультиэкситонной генерации, что делает их идеальной платформой для создания низкопороговых лазеров.

Такие НПЛ демонстрируют характеристики, сопоставимые с лучшими из существующих светоизлучающих материалов, включая низкий порог УСИ и стабильность к термическому воздействию за счет покрывающих лигандов. Показано, что оптимальные результаты достигаются при прямом

структурировании НПЛ на подложках с высоким показателем преломления, формируя периодические структуры поддерживающие резонансные моды.

Было изучено структурирование пленок из НПЛ, созданных как методом центрифугирования, так и ориентированной самоорганизации (ОС) (Рисунок

7).

Метод СК более универсален и позволяет получать пленки различной толщины. Простота, скорость и легкость контроля толщины делают этот метод одним из наиболее часто используемых методов создания тонких пленок из широкого спектра материалов. Для дальнейшего исследования методом СК был создан образец с пленкой средней толщины 110 нм на стеклянной подложке, именуемый в дальнейшем <^0>.

Метод ОС, с другой стороны, позволяет создавать пленки монослой за монослоем с высокой степенью контроля толщины и сниженной шероховатостью. Данная особенность делает этот метод привлекательным с точки зрения повышения характеристик люминесценции и эффективности светоизлучения для снижения порогов генерации. Был использован метод ОС, специально разработанный для ориентации НПЛ в горизонтальной плоскости [126]. Хотя метод ОС также является масштабируемым, однако имеет свои

ABSTRACT

Core/shell CdSe/CdZnS nanoplatelets (NPLs) arc a promising class of nanomaterials lor lasing applications owing to their low thresholds and high stability of stimulated emission generation as compared with many other types of colloids. Moreover, they can be sell-assembled into high-quality thin films by simple methods of deposition. However, the high throughput and reproducible methods for nanopatterning of such films for advanced light-emitting applications arc still missing. In this work, we show direct laser writing on thin films assembled from CdSe/CdZnS N'PLs using either spin-coating or the self-assembly method for the purpose of fabricating. Using theoretical calculations, we design the period of the structures to achieve high quality-factor optical modes in the emission band of N'PLs. In these nanostructured NPL films, fabneated according to the design, we observe photoluminescence enhancement and directional outcoupling effects. The proposed approach holds great potential for LEDs with improved outcoupling and for distnbuted feedback lasers or lasers based on bound states in the continuum with directly written optical cavities.

Two-dimensional semiconductor nanoplatelets (NPLs) forming colloidal quasi-two-dimensional quantum wells (QWs) arc one of the most rapidly developing areas of photonic nanoma-terials. Auger recombination is the main fundamental obstacle to achieving low-threshold amplified spontaneous emission (ASE) and hinders the achievement of population inversion. N'PLs with their quasi-2D quantum structure exhibit reduced Auger recombination rates, while derealization of charge carriers in the plane ol NPL ensures the coexistence of several excitons and reduces the probability of exciton- exciton annihilation. The combination of these characteristics in NPLs makes them an excellent medium for achieving low-threshold lasing and highly efficient LEDs. 4

For example, one of the highest values of a net modal gain for CdSe-core NPLs was demonstrated to be around 6600 cm Such core-only NPLs may exhibit low ASE thresholds but typically lack a high quantum yield and suffer from trap states, due to the presence of dangling bonds at the surface and poor passivation solely with liganiis The solution to this problem was to coat additional layers around the core to create a core-shell structure. Such heterostructured NPLs have unique luminous characteristics and low-threshold emission amplification on par with the best light-emitting materials. The best emission amplification performance reported for NPLs so far was achieved by creating alloyed hot injection CdZnS shells on top of a CdSe core. The resulting NPLs showed not only a very low ASE threshold of 2.35 /ij/cm" but also increased chemical and thermal stabdities.

These unH[uc properties make NPLs an extremely promising platform for next-generation lasers. However, another prerequisite on route toward lasing is an optical cavity with positive optical feedback. Cavity architectures are extremely diverse and include Fabry-Perot and whispering-gallery-mode resonators, Mie resonators,1 bound-states-in-the-continuum. and various other planar designs. In particular, meticulously designed lithographic nanostructures supporting high quality-factor (Q-faetor) optical modes can be integrated with light-emitting materials, including NPLs. Recently, a low lasing threshold of 44.5 yi|/cm~. has been demonstrated in an array of TiO, nanocylmders supporting Mie-resonant bound-states-in-the-continuum and coated on tup with a layer of CdSe/CdZnS NPLs. Also, the CdSe/CdS<aCd, „Zn,S core/crowiKfi'graded alloy shell NPLs lilm was created around a cordess fiber to construct a ring resonator with whispering gallery modes, providing a lasing threshold around 188/iJ/cnT and a net modal gain coefficient of 485 cm . .Vlulti-step lithography approach was also previously used for creating self-resonant microlasers made of colloidal NPLs, where the reported lasing threshold was around 21 ;<|/cm'. As an alternative simple but versatile technique to define possibly a wide range ol optical cavities, direct laser writing (DLW) approach was successfully used for nano-pattermng of light-emitting materials with relatively low thermal conductivity. The key to the success of direct writing is preventing the overheating of the remaining material surrounding the ablated regions. In this regard, films made of NPLs separated by ligands should also possess critically reduced heat transport, which may then prove to be a promising tool for fabrication of light-emitting devices and lasers using the DLW approach.

In this work, we develop and demonstrate the DLW method for directly structuring thin films made of CdSe/CdZnS nanoplatelets using two alternativ e coating techniques of spin-coating and oriented sell-assembly. The structuring capabilities of the DLW make it possible to create nanostructures with small and controllable periods that support optical modes in these NPL films at different wavelengths in the proximity of the emission band of the NPLs. The improved directionality and photoluminescence enhancement achieved with nanostinctured NPL films created by DLW in this work will expand the toolkit of methods for patterning I FDs and lasers of colloidal QWs. which is currently a very rapidly progressing direction of research.

In our experiments, we studied the laser structuring ol both spin-coated (SC) and oriented self-assembled (SA) films of GlSe/CxiZnS nanoplatelets, of which individual quantum structure and lilm structure are schematically shown in Fig li.i'. All details on the synthesis protocols and film deposition processes are given in the 'ijpplemen-tary material.

The SC method is more versatile and makes it possible also to obtain thick films. The simplicity, speed, and ease of thickness control render this method as one of the must commonly used coating techniques for creating thin films from a vast range of materials. For further investigation by the SC method, a sample with the film of average thickness of 110 nm on a glass substrate was created and hereinafter is called as "SC"

The SA method, on the other hand, makes it possible to create the films monolayer by monolayer with high precision of film thickness with much lower roughness. This feature makes this method attractive for the purpose of increasing the luminescence characteristics and outcouphng efficiency for lowering the lasing thresholds.

Here, we use a SA method specifically developed to orient the NPLs in face-down configuration. Although the SA method is also scalable, in principle, the one we employ here is specific to the NPLs used and has its peculiarities. As each new layer is added, the irregularities and discontinuities in the underlying layers are accumulated and contribute to the final inhomogeneity. This fact makes the SA method significantly more time-consuming compared to the SC method. A sample consisting of nine monolayers of CdSe/CdZnS NPLs with an average film thickness of 50 nm on a glass substrate, hereinafter referred to as "SA" was created using this method. A significant decrease in the roughness amplitude from 5 nm lor the SC to 1 nm for the SA film was confirmed by atomic-force microscopy (AFM) imaging [! !. s. 1 lb and lie i). Morphological characterization of the surface was performed on an AFM setup Aisl-NT "SMART" with golden silicone probes "NSG01" (TipsNano).

Structures of difTerent dimensions on such films can be created by DLW, which is a fast and high-throughput surlace modification method. Femtosecond laser radiation causes various ultrafast phenomena on a surface of such obtained film melting, shock-wave generation. ablation, coaling, resulidification, and redeposition, allowing one to create a plethora of nano- and micro-structures. Schematic illus-tnaUon of our experiment on DLW surface nanostructuring is shown in the inset of I ig J! a I. The creation of 1D gratings was performed on a Pharos Light Conversion setup with a pulse energy of up to 10 fi], with a duration of 200 fs. The laser wavelength for the modification was 1030 nm and the sample displacement rate was 50 /im/s. The Mitutoyo objective 100> with NA 0.7 was used for focusing laser beam onto a spot with the radius Rl|lc 3: 618 nm.

The values of damage thresholds for different films [I il' 211- ij were estimated by applying different number of laser pulses per single spot of the film and sweeping their fluence in a broad range. The threshold Hue nee for a particular regime was determined when the optical power absorbed within the laser focal spot of 1 fim in diameter created a modification line that was dearly observable by an optical microscope with a 100 x objective

Analysis ol the position and shape of the curves (sec Fig. SI in the supplementary ituten u) allows us to estimate the characteristics of heat dissipation during the ablation depending on the method of film deposition. When the number of' laser pulses per unit surface is increased, this threshold cxpecledly decreases. The observable damage threshold saturation for large number of pulses is consistent with the previous reports on thin films made of other materials. Losing the obtained information on the observable damage thresholds, we chose the optimal modification regime for each type of film (sec Fig. S2 in the iupplementan material). The AFM studies confirmed the full-depth modification of the film above the damage threshold | Figs. 2(c)-2(f)].

In order to design a periodic nanostructurc for our N'PL films, wc used numerical modeling with Fourier modal method. In the simulation, we optimized the parameters of the ID grating (period and fill factor) to match the spectral position ol the optical modes with the emission band of the NPL film. It is worth noting that the spectral position of the emission peak for the SC and SA samples was slightly different (670 vs 635 nm). The observed red-shift of the emission peak for the SC sample is caused by a different size fraction of NPLs m the solution used for the preparation of this film. Furthermore, the larger thickness of SC sample leads to stronger photon recycling effect. which also am tributes to the spectral shift of the peak, compared to the SA sample. In our simulations, wr used the rd'racUve index of the NPLs film extracted from ellipsometry measurements (see Table SI in the supplementary inatei .1). The refractive index of the glass substrate was set to 13. The simulations revealed that high-Q optical modes are excited near the emission band of both llOnm thick SC film and 50 nm thick SA film for the grating penods within the range of 400-450 nm. For these periods, the structure exhibits two counter-propagating Bloch modes that are crossed at wavenumber kx = 0 (i.e., at l -point). For the fill factor feasible for our DLW process, there is no

splitting of these modes at P-point. With further optimization of the groove width, the same design may possibly enable the splitting of the modes into symmetric and antisymmetric branches and excitation of bound-states-in-the-conUnuum that can be utilized lor low-threshold lasing. The reflection spectra of nanostructures with periods of400,435. and 450 nm were calculated on NPL films with thicknesses of 110 and 50nm (Fig. 3).

To confirm the presence of the optical modes and PL enhancement properties, angle-resolved PL measurements in the back focal plane (BFP) were performed. For this purpose, the nanostructures with periods of 400, 435, and 450 nm were created on both types of samples. Low-noise liquid-nitrogen-cooled imaging CCD camera (Princeton Instruments SP2500 I PyLoN) coupled with a slit spectrometer allowed us to make angle-resolved PL measurements in a back-focal-plane. The sample was excited by 200-fs Laser pulses at a wavelength of 405 nm from a femtosecond laser system (Pharos) with a colhnear optical parametric amplifier (Orpheus-HP). The laser beam was focused in the back local plane of the objective to achieve the homogeneous exposition.

In all panels of I ig. J, reflection spectra are mapped as a function of the normalized in-plane wavenumber k,/k<j. Changing the period of the nanostructure affects the position of the modes—when the period increases from 400 to 450 nm, the red-shift Ls observed in both SA and SC samples. When the modes spectrally overlap with the photoluminescence band, a noticeable enhancement is observed due to the presumably higher Puree!! factor for the emitted light coupled to the optical modes. The PL enhancement at the mode resonance in P-point was up to 3 and 1.8 times for SA and SC films, respectively (see Fig. S3 in the supplementary ulerul). This difference in the enhancement factors is likely caused by higher quality for the SA film, thinner modification lines, and lower scattenng losses for the excited modes. I -point might be useful for the directional outcouphng of the I.F.Ds based on such NPL films.

To summarize, we have shown a simple yet versatile method for direct femtosecond laser nanostructuring of the light-emitting films deposited from colloidal solution CdSe/CdZnS core/shell NPLs. The method is useful for creating structures on largie area and allows for the modification of the entire thickness of the film. The observation of significant optical enhancement from the structured surface confirms the fact that the ligands between each NPL suppress the propagation of heat during laser surface modification protecting the remained nanocry-stals against the harmful overheating and allow the creation of high-quality structures. The approach developed in this work will be useful for the creation of efficient light-emitting devices with directional emission outcoupling as well as for advanced designs

of distributed feedback lasers including those based on bound states in the continuum with lower thresholds.

ABSTRACT

Post-synthetic tailoring and improvement of I he light-emitting: material properties is an important direction for optimization of solution processible LED* and recently emerged laser diodes based on nanocrystals. In ihis study, ir demon slratc modal gam engineering by flat stamping light-emitting films of coie/alloyed shell tySe/OdZnS nanoplateLcts. This film modification approach afiects the volume density occupaiion (£>} oJ the emitlers in the film and allows for control of the layer thickness while keeping surface roughness low and uniformity high- The achieved level of control of the mode confinement factor (F) and optical gain is promising for better integration with resonators and multilayered slruclures. Careful accounting of such parameter; makes it possible to achieve higher J ) values and increase the rv.oil.il gain up lo "-2.3-4? times in comparison with standard spin-coaling films. The modal gain enhancement and I he T factor control allow lis lo maximize the optical gain Ln light-emitting devices and facilitate low-threshold lasing.

The qualily of ihc light-emitting layer made of solutlon-prncessaJble materials is a key parameter in mndem light-emitting diodes (LEDs) and lasers.' Colloidal semiconductors' main advantage over iheir epitaxialy grown counterparts is the availability of various low-cosl deposition techniques, ' which can be used if high optical gam values and other key parameters can be achicvcd.

From the material point of view, the realization of lasers requires several conditions lo be met. First, the buildup of optical gain (population inversinn) processes shoiild be protected from the impact of fast non-radiative Auger recombination, which requires additional material engineering. Second, integration with the optica] cavity demands ihc creation of an active medium with precisely calculated thickness, preserving the qualify and emissive characteristics of the layer while supporting the desired optical mode. Finally, the device design should minimize optical losses while maintaining the electromagnetic field effectively. Material engineering directly affects the vaJue of material gain (gmud Jnd, thus, contributes to ihe modal gain coefficient {£ml>r)

and amplified spontaneous emission (АЙЕ) threshold. The moditka-lion of intnnsic properties implies the complex challenge for the control. of radiative and non-radiative energy recombination mechanisms complicated by extrinsic factors, which oflen leads to a trade-raff bdihiecn lowering the ASE threshold and increasing ihc maximum vaheqtf^j.

ln turn, cote-she! nanocrystals in the form of nanoplatelets (NPLs) made of 1I-VI semiconductors arc one of ihc most promising families of materials for the creation of both optically and electrically pumped jolutior-procesjable lasers.' However, optimization of the modal gain coefficient lor the deposited thin films is slill a big challenge, which prevenís the development of commercialized laser diodes." Although changing the NPL shell type from CdSe/CdSeTe corc,'alloved crmrn lo CdSe/GdSeTeiGdS corc/multicrrawn' allowed us to reduce the ASE threshold from 26 to 4 ydj/cnr, It also reduced gmuii values by 0.56 times at the same emission wavelength. design from core/crownf shell' to coref shell/shell resulted in an increase in ^„j. by only 4.5% while reducing the ASE threshold from 31 lo 17.3 jdjfcm". In light of the aboveh to better preserve charge earner recombination energy with a minimum loss to Auger processes, NPLs should have a shell with a continuously graded composition.1 In this regard, specially engineered coie/alloyod shell CdSe/0d2nS nanoplatclels (NPLs)h also known as colloidal quantum wells (CQWs), demonstrate a large absorption cross section and a long btexrilon radiative lifetime, as well as strong Auger suppression.'

Also, the resulting optical gain depends on the layer thickness and the efficiency of active layer integration wilh the optical cavity, which could be estimated via the mode confinement factor (I~). For the NPLs, the refractive index contrast at the boundary of the active layer and. the substrate contributes lo an increase in l~ from on bare fiised silica to 19.5% on 55 rem thick TiO^ with a light-emitting layer thickness of 42 nm.' Al ibe same tun^j^jgnnith by 1.H6 times was noted wilh ihc increase in the NPL layer thickness from 21 lo 28 nm. While in other lvoik, an increase in ihc active layer thickness from 100 to 2» nm led lo ag,,^ decrease by 23 times due lo a reduction of the optical pumping efficiency.'

On the contrary, there is a Large variety of NPL deposition methods, such as drop-casting.' spin-coaling, ' dip-coating,'' and slat-dye, ' and each method has different resulting homogeneity of film ihickness, smoothness quality, and NPL package volume densily, which eventually aflect For example, the atomic-scale distance variation between NPLs is a key factor in ihc transfer of electrons by the hopping process.'' ' In this regard, the direct way to increase grnmS is to improve the volume densily occupation of ihc emitters in the film (I)). This effect was demonstrated lvhen the transition from dnop-cast-ing' to spin-coaling (-SC)' 1 resulted in a 1.15-fold gain enhancement in CdSe NPLl In turn, SC approach usually faced a problem of" so-called coffee-ring formation, which also affected D and the final quality of I he film, resulting in g^j reduction. Therefore, a cosl-cflbclivc and simple approach is needed lor better control of NPL thin film parameters and make them more suitable for lasing applications.'1

In this work, we apply a flat stamping method lo demon strati: ihc NPL layer modal gain engineering by modifying the thickness, roughness, and D values of I he film to overcome the problems after ihc deposition. By optimizing the applied pressure on the stamp, we achieve a shorter interpartide distance, which improves D values of ihc NPL layer. As a result, ihe described approach lets us increase ^„j up to times for corc/alloycd shell CdSefCdZnS nanoplatelct layers and can be applied as an additional step to all the solution-processahle nanomaterials where ihe spin-coaling method is used for deposition. In general, the- application of Oat stamping gives an opportunity for better light-emitting layer integration wilh resonators and mullLlaycrcd systems by controlling ihe T factor and affecting optical gain efficiency in an active medium.

In our eipenments, we used the SC method to create samples with different thicknesses from N PL solution in bexane wil h a concen-Iralion of 50 mg.'ml (samples names: -SCl, SO, and SC3) and 25.6,mg'ml (SC-5) by deposition on a glass substrate. At a rotation speed of 700 rpm for SCl and SC4, and 1000 ipm for SC2 and SO, 60jdl of solution was applied and spinned for a minute. Additionally, ihe samples prepared by the SC method as well as by the layer-by-layer deposition Icchniquc from ihc NPL solution with a concentration of 25.6, and l2-K3mg'niL were invesUgated (sec the supplementary

material). Atomic forcc microscopy (AFM, HOR1BA SmartSPM -]()l)(l) measurements yielded average thickness values around 2043nm (SCI), 205.1 nm (SC2), 161.Cn nm (SO), and (W.96rem (SC4) (the roughness data arc given in Table Si). Hie thickness values of ihe samples were employed in our cllipsomctry measurements wilh a commercial ellipsometer Accmion EP4.

To investigate the influence of the material vdumc density on optical gain characteristics, ihe spin-coated NPL films were modified by flat stamping as schematically shown ill Fig. I (al. In the stamping proccss, standard glass slides {1 X ] cm") were used as a stamp. The size of ihe stamps, smaller than the samples (I X 1.5 cm1), made it possible to directly compare ihe optical characteristics of ihe exactly same NPL film before and after the stamping [Hgs. 1(b) and 1(c)].

The stamping regime consisls of applying the pressure on ihe stamp for 5 mm: ]5flGkp/cmJ on SCl and SO, and 1000 kg/cm : on SC2 and SC4. A decrease in thickness on average to 137.4 nm (SClS), 133.4 nm (SC2S), 1433 nm (SC3S), and 44.3 nm (SC4S) were observed. The modal gain characteristics of the obtained samples were measured using the variable stnpe length (VSL) lechmque (see details in the supplementary niatcrul).""' The features in I he intensity growth of ihe ASE peak of the samples were investigated at four fluences: 7iL4,2Wi, 4IB, and 7H4 jdj/cm3 (Table Si). Such a range was chosen because ihe NPL gain growth saturation effect is weal when we compare it to ihe classical quantum dots (QL>). This can be explained by the higher surface area, which led to the multieidtonic properties dominating lhat higher gain saturation threshold in one order from ihe onset of gain. The effect of stamping on ihe g^j values of sample SC3 is illustrated in Figs. 1(b) and l(e!,as the representative sample.

To interpret the measured data, the small signal gain model was implemented,''

well-designed optical gain electroluminescent devices, the mode confinement can reach values F = 0J-0.4 only.

We evaluated the effect of the flat stamping on the physical properties of spin-coated NPL films, thereby on the mode confinement factor r. The stamping process improves the surface quality (root mean square. RMS) of sample SC1S up to 3D3nm |! i.,- 2(al and 2(d)) and for sample SC2S up to 4.2 nm. while tor the sample SC3S, it slightly decreased to 423 nm, and to 5.11 nm for sample SC4S. Such differ enees are due to the carefulness of the stamping process and indicate the high initial quality of the films.

AFM measurements of samples SCI and SC1S indicate that the surface structure is preserved during the stamping process. However, it resulted in changes in the lightemittmg properties of the layer. To image the impact of stamping on the NPL films, we used SEM with an InLens (Zeiss Crossbeam 350) secondary electron detector. The SEM image in Fig 2(h shows that the sample on a glass substrate after stamping (right part) has a brighter shade. The depth of the material layer from which we collect the signal at such a regime is about a hundred of nanometers. The increase in the materia] volume density after stamping results in a rise of the signal intensity from the modified part (Fig. S3). The measured ASE threshold 17JJ ;i|/cm" [Fij. 2(e)] is comparable with the similar II-VI NPLs reported previously. The PL peak position was at — Ml nm while the ASE peak is redshifted in 15 nm for the sample SC2 [I-ls- 2U and 21 flj.

On the n and k curves of the NPLs. there are two characteristic excitomc peaks referring to light and heavy holes. The n, k values of the initial sample were measured by visualizing an cllipsomcter in a range of wavelengths 400-800 nm (Fig. SI). Despite the lack of mate-nal density control in SC technique, the ri. k values (see additional

materials) agree with the results in the previous works tor similar materials.

To calculate the f~ factor by the software Comsol Multiphysics. the refractive index at a wavelength corresponding to the samples' ASE band peak, as well as the NPL layer thickness of each sample, were taken (Fig. S5). The T parameter of the initial films was at the level of 0.93 for SCI. 0.93 for SC2, and 0.86 for SC3, which is mostly due to the difference in the sample thickness. The waveguiding effect determines the layer thickness limit under which the factor drops dramatically. The SC4 sample, with its low thickness, is characterized by the significant influence of the waveguide process in the substrate on the light-emit ting properties of the sample and calculated T values 0.1 far from the effective one [Fig. S5(b)].

Parameter I~ decreases after the stamping process due to the reduction of the samples' thickness on average, to the level of 0.82 for SC1S. 0.77 for SC2S, and 0.85 for SC3. The influence of and NPL layer quality coincides with the results obtained when measuring the g„a of the samples. The surface quality improvement decreases the losses during the waveguiding component of z, supporting an increase in gain (Table S2).

Parameter mostly depends on the refractivc index (n) contrast and thickness of the light-emitting layer, while gmuJ could be estimated by the stimulated emission cross section (ae) and density of the population inversion (ALytfe^),
