В последние годы благодаря стремительному развитию полупроводниковых технологий широкозонные полупроводниковые материалы продемонстрировали значительный потенциал применения в силовой электронике, оптоэлектронных устройствах и преобразовании энергии благодаря своим выдающимся физико-химическим свойствам. Среди них оксид галлия — перспективный
сверхширокозонный полупроводник (ширина запрещенной зоны Р-фазы ~4,9 эВ) — привлек широкое внимание научных и промышленных кругов благодаря высокой напряженности пробойного электрического поля (~8 МВ/см) и выдающейся химической стабильности. Однако многие существующие методы получения тонких пленок Ga2O3 остаются экономически нецелесообразными, требуют вакуумных условий и сталкиваются с трудностями при масштабировании. В отличие от них пиролизное распыление — простая, гибкая и низкозатратная технология осаждения пленок — не требует ни сложного оборудования, ни высокого вакуума. Используя реакции в растворах и термическую обработку, этот метод значительно снижает стоимость производства, одновременно демонстрируя впечатляющие преимущества при получении пленок Ga2O3. Более того, оптимизация технологических параметров позволяет точно контролировать состав, структуру и свойства пленок для удовлетворения разнообразных требований применения.
Цель и задачи работы
Данное исследование направлено на изучение влияния температуры и продолжительности последующего отжига на кристалличность Ga2O3, а также
воздействия легирования алюминием (Al) и оловом (Sn) на оптоэлектронные свойства тонких пленок Ga2O3. Структурные свойства анализировали методом рентгеновской дифракции (РД), морфологию поверхности исследовали с помощью сканирующей электронной микроскопии (СЭМ), шероховатость поверхности измеряли атомно-силовой микроскопией (АСМ), а изменения ширины запрещенной зоны изучали посредством УФ-Видимой-Ближней ИК спектрофотометрии. Задачи работы:
1. Приготовление тонких пленок Ga2O3 методом распылительного пиролиза.
2. Исследование влияния температуры последующего отжига на тонкие пленки P-Ga2O3, полученные методом распылительного пиролиза.
3. Исследование влияния длительности последующего отжига на тонкие пленки P-Ga2O3, полученные методом распылительного пиролиза.
4. Исследование влияния концентрации легирования алюминием (Al) на тонкие пленки P-Ga2O3, полученные методом распылительного пиролиза.
5. Исследование влияния концентрации легирования оловом (Sn) на тонкие пленки P-Ga2O3, полученные методом распылительного пиролиза.
6. Исследование структурных свойств пленок методом рентгеновской дифрактометрии (РД, XRD).
7. Исследование оптических свойств пленок методом спектрофотометрии в УФ-Видимой-Ближней ИК областях (УФ-ВиС-БИК, UV-Vis-NIR).
8. Исследование вольт-амперных характеристик (ВАХ) пленок с использованием интегрированной четырехзондовой измерительной системы Keithley 2450 SourceMeter.
Научная новизна работы
В результате исследования влияния температуры отжига и времени на кристаллическое совершенство пленок оксида галлия была предложена оптимальная комбинация значений параметров (температуры и времени отжига), обеспечивающая высокое качество кристаллической структуры пленки оксида галлия, по крайней мере, для толщины пленки около 1 мкм.
При выращивании плёнок, легированных алюминием, продемонстрирована возможность увеличения ширины запрещённой зоны с 4,83 эВ до 5,18 эВ при изменении содержания алюминия в плёнке (А1хОа1-х)2О3 от 0 ат.% до 9,7 ат.%. Показано, что при содержании алюминия более 10 ат.% кристаллическое качество плёнки критически снижается (определение кристаллической структуры становится невозможным).
При легировании оловом плёнок оксида галлия, выращенных на проводящих подложках из карбида кремния, наблюдалось снижение темнового сопротивления с 32,1 кОм до 3,7 кОм при увеличении содержания олова в плёнке с 1 ат.% до 3,4 ат.%, при этом отношение 1пу/1аагк составило около 1,2.
Положения, выносимые на защиту
1. При использовании метода золь-гель синтеза (распылительный пиролиз) для получения слоев р^агОз повышение температуры отжига с 700°С до 1100°С приводит к улучшению кристалличности пленки, включая снижение среднеквадратичной шероховатости поверхности (СКП) с 3,1 нм до 2,4 нм, сужение полной ширины на полувысоте (ПШПВ) пика рентгеновской дифракции в режиме сканирования 20 с 1,3° до 0,4° и увеличение размера кристаллитов с 6 нм до 21 нм. Это связано с тем, что более высокая температура последующего отжига способствует миграции атомов, что позволяет снизить микронапряжения, вызванные наличием различных типов дефектов внутри пленки.
2. Увеличение времени послеотжига с 1 часа до 2 часов позволяет улучшить кристаллическое качество плёнки, о чём свидетельствуют рост шероховатости по СКП с 0,9 нм до 1,9 нм, увеличение среднего размера зерна с 8 нм до 14 нм и
сужение полуширины (FWHM) пика рентгеновской дифракции, полученного в режиме сканирования 20, с 0,4° до 0,1°, что объясняется тем, что увеличение длительности послеотжига способствует миграции атомов, приводящей к снижению микронапряжений, вызванных наличием различных дефектов внутри плёнки.
3. При увеличении содержания Al в пленке с 0% до 9,7% среднеквадратичная шероховатость (RMS) поверхности увеличивается, а ширина запрещённой зоны возрастает с 4,83 эВ до 5,18 эВ. Это связано с увеличением доли оксида алюминия Al2O3, обладающего шириной запрещённой зоны 8,8 эВ, в бинарном твердом растворе (AlxGa1-x)2O3.
4. При увеличении концентрации легирования оловом в плёнке P-Ga2O3 с 1% до 3,4% сопротивление плёнки в темноте снижается с 32,1 кОм до 3,7 кОм, а сопротивление под действием ультрафиолетового излучения уменьшается с 26,3 кОм до 2,9 кОм. Это явление объясняется способностью ионов Sn4+ замещать ионы Ga3+ в кристаллической решётке, формируя мелкие донорные примеси: данные примеси создают избыточные свободные электроны, повышая тем самым проводимость плёнки Ga2O3. Однако введение легирующей добавки также индуцирует механические напряжения в структуре из-за различия в ионных радиусах замещающих ионов, что приводит к возникновению в кристаллической решётке дефектов разного типа.
Теоретическая и практическая значимость работы
Теоретическая значимость данного исследования состоит в систематическом выяснении взаимосвязей структура-свойства тонких плёнок P-Ga2O3, полученных методом распылительного пиролиза. Путем исследования параметров последующего отжига (температуры и продолжительности) были определены оптимальные условия: 900 °C и 2 часа, что подчеркивает важность баланса между атомной диффузией и релаксацией напряжений для формирования высококристаллических плёнок Р-фазы. Кроме того, успешное легирование плёнок
Ga2O3 алюминием и оловом продемонстрировало возможность регулирования их электронных и оптических свойств, включая расширение запрещённой зоны (с 4,83 эВ до 5,18 эВ при легировании Al) и снижение удельного сопротивления (с 32,1 кОм до 3,7 кОм при легировании Sn). Полученные результаты формируют теоретическую основу для проектирования функциональных оксидных материалов.
С практической точки зрения метод пиролитического распыления выделяется своей промышленной масштабируемостью, обеспечивая равномерное осаждение на крупногабаритных и геометрически сложных подложках. Высокая скорость осаждения в сочетании с точным контролем состава делает этот метод экономически эффективным решением для массового производства высококачественных пленок Ga2O3. Надлежащие условия отжига повышают кристалличность и стабильность, что критически важно для применения в силовой электронике и фотодетекторах. Кроме того, стратегии легирования, такие как использование алюминия для управления шириной запрещенной зоны и олова для повышения проводимости, демонстрируют практические пути адаптации свойств Ga2O3 для конкретных устройств, включая прозрачные проводящие оксиды и фотодетекторы с высокой чувствительностью. Эти достижения подчеркивают потенциал пиролитического распыления в развитии технологий на основе Ga2O3 для нового поколения оптоэлектронных и энергоэффективных систем.

Достоверность научных достижений
Достоверность результатов, представленных в диссертации, обусловлена использованием обоснованных физических и химических методов. Экспериментальные данные воспроизводимы, а теоретические выводы согласуются как с экспериментальными результатами данной работы, так и с данными, полученными другими исследователями. Результаты исследования были представлены на научных конференциях и опубликованы в рецензируемых научных журналах.
Внедрение результатов работы
Результаты данного исследования по получению тонких плёнок Ga2O3 методом пиролитического распыления были применены в разработке и исследовании оптоэлектронных устройств на основе Ga2O3, что осуществлялось при поддержке следующих проектов:

Основное содержание работы Введение
Введение прослеживает историческую эволюцию полупроводниковых технологий и материалов, начиная с открытия Майклом Фарадеем полупроводникового эффекта в 1833 году [1]. Ключевой вехой стало изобретение
транзистора в 1947 году Шокли, Бардином и Браттейном в Bell Laboratories, что инициировало кремниевую электронную революцию и стимулировало прогресс в области интегральных схем. В XXI веке произошло трансформационное внедрение полупроводников в вычислительную технику, смартфоны, автономные системы и сети 5G, движущее социально-промышленное развитие через инновации в сфере ИИ и IoT.
Развитие полупроводниковых материалов прошло три поколения. Полупроводники первого поколения на основе элементов (Si, Ge) доминировали в 1950-х, но имели ограничения по ширине запрещенной зоны (1,1 эВ), пробивному полю (0,3 МВ/см) и термическим свойствам [2,3]. Полупроводники второго поколения на основе соединений (GaAs и др.), появившиеся в 1990-х, обладали высокой подвижностью электронов и широкой прямой запрещенной зоной для оптоэлектроники и ВЧ-устройств, однако их применение сдерживалось токсичностью и сложностью производства [4].
Широкозонные полупроводники третьего поколения (GaN, SiC, ZnO, P-Ga2O3) в настоящее время доминируют в силовой электронике, высокотемпературных и оптоэлектронных применениях [5,6]. Среди них P-Ga2O3 выделяется сверхширокой запрещенной зоной (~4,9 эВ), высоким пробивным полем (8 МВ/см) и солнечно-слепой УФ-чувствительностью (200-280 нм) [3]. Эти свойства делают его идеальным для солнечно-слепых фотодетекторов, преодолевающих ограничения Si-устройств (толстые слои, высокое сопротивление) и проблемы нестабильности в AlGaN/MgZnO.
Глава 1. Обзор литературы по теме диссертации
В первой главе представлено всестороннее обобщение кристаллической структуры, фундаментальных свойств и современных исследований легирования P-Ga2O3, а также обзор методов синтеза и выращивания Ga2O3. Особое внимание уделяется принципам и классификации золь-гель метода, подчеркивается его важность для создания материалов.
Среди пяти полиморфных модификаций Оа2Оз (а, в, у, 5, е) в-фаза термодинамически стабильна в широком температурном диапазоне, тогда как другие метастабильные фазы превращаются в в-ба2О3 при определенных условиях [10]. На Рисунке 1 показаны фазовые переходы между этими полиморфами. Как видно из Рисунка 2, кристаллическая структура в-Са2О3 имеет моноклинную сингонию (пространственная группа С2/т) с параметрами решетки а=12,23 А, Ь=3,04 А, с=5,80 А и углом в=103,82° [12]. Ее элементарная ячейка содержит два типа координационного окружения ионов Ga3+ (тетраэдрическое и октаэдрическое) и три разновидности ионов О2-, что обусловливает анизотропные оптические, механические и электрические свойства [12].

Будучи полупроводником со сверхширокой запрещённой зоной (~4,9 эВ), р-Ga2O3 демонстрирует выдающиеся свойства, включая высокую пробивную напряжённость электрического поля (8 МВ/см), показатель Ва^а (BFOM) 3444 и чувствительность к солнечно-слепому ультрафиолету (200-280 нм) [3,18]. Его оптическая прозрачность превышает 80% в диапазоне от ближнего УФ до ближнего ИК (300-850 нм) [19], однако собственный P-Ga2O3 обычно обладает высоким удельным сопротивлением из-за дефектов, связанных с кислородными вакансиями, что требует легирования для практического применения [12]. В таблице 1 приведено сравнение P-Ga2O3 с традиционными полупроводниками GaAs, SiC, GaN), подчеркивающее его преимущества в силовой электронике, хотя низкая теплопроводность (0,1-0,3 Вт/(смК)) остаётся ограничением [3].

Стратегии легирования Ga2O3 направлены на управление его электронными и оптическими свойствами. Изовалентное легирование элементами IIIA группы (Al, In) или ионами редкоземельных металлов (Nd, Eu, Tm) модифицирует ширину запрещённой зоны или создаёт люминесцентные дефекты. Например, легирование In снижает её с 4,87 эВ до 4,74 эВ [23], тогда как добавление Al увеличивает ширину зоны с 4,89 эВ до 5,29 эВ [24]. В плёнках, легированных Eu, наблюдаются переходы валентных состояний (Eu2+ ^ Eu3+) при варьировании температур роста [25]. Для n-типа проводимости высоковалентные элементы (Sn, Si, Ge, Ta) улучшают электропроводность: легирование Sn позволяет достигать удельного сопротивления ~5,21*10-2 Омсм [29], Ge обеспечивает концентрацию носителей 1,6х1018 см-3 [30], а Та-легированные плёнки со структурообразующими слоями демонстрируют 0,089 Ом см [31]. Достижение p-типа проводимости в ß-Ga2O3 остаётся сложной задачей из-за компенсации кислородными вакансиями и низкой растворимости примесей. Однако ко-легирование по схемам Al/N или In/N [35], а также легирование селеном (Se) показывают прогресс. Примечательно, что субституционное легирование Se позволило получить концентрацию дырок 8,23*1014 см~3, подчёркивая его потенциал для улучшения р-проводимости [37].
Тонкие плёнки Ga2O3 изготавливают методами импульсно-лазерного осаждения (PLD) [38], молекулярно-лучевой эпитаксии (MBE) [39], металлоорганической газофазной эпитаксии (MOVPE) [40], галогенидной газофазной эпитаксии (HVPE) [41], радиочастотного магнетронного распыления (RFMS) [42], химического осаждения из газовой фазы (CVD) [43] и золь-гель метода. Среди этих методов золь-гель метод выделяется низкой стоимостью,
высокой скоростью осаждения и промышленной масштабируемостью. Процесс золь-гель включает гидролиз и поликонденсацию металлосодержащих прекурсоров (например, солей галлия или алкоксидов) с последующей термической деструкцией для формирования оксидных плёнок. Основные стадии реакций золь-гель метода описаны ниже [44]:
1) Сольватация. Катион металла Mz+ притягивает молекулы воды, образуя сольватный комплекс M(H20)n+. Для сохранения своего координационного числа он обладает сильной тенденцией к выделению H+.

2) Реакция гидролиза. Металлические алкоксиды вступают в химическую реакцию с водой, приводя к образованию гидроксильных групп.

3) Поликонденсация: В данном реакционном процессе существуют два основных режима реакции - дегидратационная поликонденсация и деалкогольная поликонденсация. Результатом этих двух различных химических реакций являются различающиеся размеры и структуры коллоидных частиц.
a) Дегидратационная поликонденсация:

Тонкие плёнки оксида галлия чаще всего получают с использованием водной системы соли металла, которая в основном формируется реакцией гидролиза катионов металлов, что выражается уравнением:

Как классифицировано в золь-гель методологии, в Таблице 2 сравниваются методы осаждения, включая погружное покрытие (dip-coating), центробежное нанесение (spin-coating), пиролитическое распыление (spray pyrolysis) и капельное литьё (drop-casting). Несмотря на более высокую стоимость оборудования, пиролитическое распыление предпочтительно благодаря своей масштабируемости для крупногабаритных и геометрически сложных подложек [51-58].

Золь-гель метод обеспечивает экономичный и масштабируемый синтез в -Оа2О3 плёнок с регулируемой фазой и микроструктурой посредством отжига. Ключевые исследования включают: Синха и соавт., получившие смешанные а/р-Оа2О3 фазы методом погружного покрытия [60]; Чжу и соавт., достигшие ориентации Р-Оа2Оз (2 01) на сапфире [53]; Шен и соавт., создавшие солнечно-слепые ультрафиолетовые фотодетекторы с использованием тонких плёнок р -Оа2О3, полученных методом центробежного нанесения [61]. Полученные плёнки
продемонстрировали высокую оптическую прозрачность, превышающую 90% пропускания в УФ-видимой спектральной области. Рисунок 3(а)-(Ь) представляет морфологию поверхности методом просвечивающей электронной микроскопии (ПЭМ) и рентгеновские дифрактограммы (РД) плёнок P-Ga2O3, полученных золь-гель методом при различных температурах отжига. Результаты показывают, что чистые P-Ga2O3 плёнки с размерами зёрен ~50 нм могут быть получены при температурах выше 700°С, тогда как чрезмерно высокие температуры отжига могут вызывать реконструкцию плёнки и негативно влиять на морфологию поверхности. Рисунок 3(с) схематически иллюстрирует структуру солнечно-слепого ультрафиолетового фотодетектора на основе P-Ga2Oз, полученного золь-гель методом, с Au/p-Ga2O3 Шоттки-структурой металл-полупроводник-металл (МПМ). При приложенном смещении и ультрафиолетовом облучении устройство генерирует избыточные электрон-дырочные пары, которые дрейфуют, образуя фототок, тем самым достигая улучшенного отношения сигнал-шум. Рисунок 7^) демонстрирует вольт-амперные (1-У) характеристики фотодетектора в темноте и при УФ-облучении 254 нм. При смещении 30 В отношение фототока к темновому току (1фотоЯтемн) значительно снижалось с ростом температуры отжига. Чувствительность плёнок рассчитывалась при различных напряжениях смещения, за чем следовали измерения временного отклика при переключении глубокого УФ-света 254 нм для оценки скорости отклика и воспроизводимости. Плёнка, отожжённая при 700°С, продемонстрировала превосходные характеристики: высокое отношение 1фотоЛтемн 18.34, быстрые времена отклика и спада по 0.10 с, превзойдя плёнки фотодетекторов, полученные методами МЛЭ, ЛИФ и МОСГ [6266]. Кая и соавт. синтезировали P-Ga2O3 на р^ подложке золь-гель методом, использовав его в качестве диэлектрика затвора в Ni/Au/p-Ga2Oз/p-Si металл-оксид-полупроводник конденсаторе [67].

Глава 2. Получение и характеризация тонких плёнок P-Ga2O3, синтезированных золь-гель методом
Вторая глава преимущественно посвящена получению плёнок Ga2O3 методом пиролитического распыления, с детализацией технологического процесса, необходимых химических реагентов и оборудования, параметров роста, а также методов характеризации плёнок.
Эксперименты в данной диссертации разделены на четыре части: исследование влияния температуры и времени последующего отжига на качество плёнок Ga2O3, изучение воздействия концентраций легирования алюминием и оловом на оптоэлектронные свойства плёнок Ga2O3. Все требуемые химические реагенты и оборудование приведены здесь.
Исходные вещества: Нитрат галлия [Ga(NO3)3-8H2O] (99.9%, Lankhit), Три-сек-бутоксид алюминия [C12H27AIO3] (97%, Sigma-aldrich), Дигидрат хлорида олова(П) [SnCb^O] (99%, NevaReaktiv)
Растворитель: 2-Метоксиэтанол [C3H8O2] (99.5%, Leap Chem) Стабилизатор: Моноэтаноламин (МЭА) [C2H7NO] (99.5%, Vekton) Подложки: кварц (SiO2), сапфир с ориентацией (0001) (Al2O3) и карбид кремния (SiC).
Экспериментальное оборудование включало магнитную мешалку с подогревом, электронные весы, ультразвуковую ванну, муфельную печь и установку распылительного пиролиза.
Схематическое изображение экспериментальной установки, используемой для получения тонких пленок Ga2O3 методом распылительного пиролиза, представлено на рисунке 4. В этой конфигурации раствор подается высоконапорным насосом из резервуара через систему силиконовых трубок к точному соплу с диаметром выходного отверстия 0,1 мм. Затем раствор распыляется и осаждается на подложку, расположенную на нагревательном столе, оборудованном системой контроля температуры. На протяжении всего процесса осаждения расстояние от сопла до подложки поддерживается приблизительно на уровне 30 см для обеспечения оптимальной однородности пленки.
На рисунке 5 показан процесс послойного осаждения. Раствор исходных веществ распылялся на подложку, установленную на нагревательном столе с температурой 140°C. Каждый осажденный слой проходил последовательные стадии: испарение растворителя на горячей плите (140°C, 1 мин), предварительный отжиг в муфельной печи в атмосфере воздуха (500°C, 10 мин). Данный цикл повторялся 30 раз для достижения требуемой толщины пленки путем итерационного наращивания. Наконец, осажденные пленки подвергались окончательному отжигу в той же печи в атмосфере воздуха для оптимизации кристалличности.

Структурные, морфологические, оптические и электрические свойства тонких пленок были систематически исследованы с использованием современного аналитического оборудования. Кристаллическая структура и фазовый состав исследовались методом рентгенофазового анализа (рентгеновской дифракции, XRD) на дифрактометре Rigaku Ultima IV. Морфология поверхности и микроструктура поперечного сечения изучались с использованием СЭМ TESCAN Mira 3, оснащенного системой энергодисперсионной рентгеновской спектроскопии (ЭДС) для картирования элементного состава. Наноразмерная шероховатость поверхности и топография измерялись методом АСМ на системе Dimension 3100. Спектры оптического пропускания в ультрафиолетовой, видимой и ближней инфракрасной областях (УФ-видимая-ближний ИК, UV-Vis-NIR) регистрировались с помощью спектрофотометра Perkin Elmer Lambda 950 для оценки параметров ширины запрещенной зоны. Измерения электропроводности и вольт-амперных характеристик (I-V) проводились с использованием измерительного прибора SourceMeter Keithley 2450, интегрированного с
прецизионной четырехзондовой станцией, что обеспечило точное определение удельного сопротивления и параметров переноса носителей заряда.
Глава 3. Исследование получения тонких пленок Ga2O3 методом распылительного пиролиза.
В данной главе систематически исследовано влияние температуры и продолжительности послеотжига на структурные, морфологические и оптические свойства тонких пленок P-Ga2O3, синтезированных методом распылительного пиролиза. Исследование сосредоточено на оптимизации параметров отжига для получения высококачественных кристаллических пленок при одновременном урегулировании проблем, связанных с термическими напряжениями и образованием дефектов.
1. Влияние температуры послеотжига
Влияние температуры отжига (700°С, 900°С и 1100°С в течение 2 часов) на пленки P-Ga2O3 оценивалось с использованием кварцевых подложек. При 700°С неполное фазовое превращение привело к слабым пикам рентгеновской дифракции, соответствующим плоскостям (400), (202) и (712) P-Ga2O3 (Рисунок 6). Повышение температуры до 900°С способствовало полной кристаллизации в моноклинную Р -фазу с усилением дифракционных пиков и увеличением среднего размера кристаллитов с 6,1 нм до 12,1 нм (Таблица 3). Однако последующий отжиг при 1100°С вызвал растрескивание на границе раздела из-за несоответствия коэффициентов термического расширения пленки и подложки, несмотря на улучшение кристалличности и рост зерна до 21,3 нм (Рисунок 7с). Анализ морфологии поверхности с помощью СЭМ и АСМ показал, что отжиг при 900°С дает наиболее гладкие пленки (СКО шероховатость: 2,27 нм), тогда как более высокие температуры приводили к укрупнению зерна и небольшому увеличению шероховатости (СКО: 2,40 нм) (Рисунок 8). Оптическая характеризация выявила красное смещение края поглощения и снижение ширины запрещенной зоны с 4,82
эВ (700°С) до 4,73 эВ (1100°С), что объясняется снятием деформаций и улучшением кристалличности (Рисунок 9).

2. Влияние длительности постотжига
Для сравнения влияния подложки на тонкую пленку Ga2O3 в этой группе экспериментов использовалась сапфировая подложка (0001). Был проанализирован эффект длительности отжига (1 ч, 2 ч и 3 ч при 900°С). Анализ рентгеновской дифракции (рисунок 10) выявил предпочтительный рост вдоль плоскости (202), с увеличением интенсивности пиков и ростом размера кристаллитов с 8,15 нм (1 ч) до 14,06 нм (2 ч) (таблица 4). Однако увеличение времени отжига до 3 ч привело к уменьшению размера кристаллитов (11,44 нм); данное изменение размера зерен возникает из-за образования дополнительных мелких зерен в порах между более крупными зернами, что приводит к временному снижению среднего размера зерен на определенных стадиях процесса. Сканирующая электронная микроскопия (рисунок 11) и атомно-силовая микроскопия (рисунок 12) показали переход от редких зерен (СКО [Среднеквадратичное отклонение]: 0,94 нм) к плотным кластерам (СКО: 1,87 нм) и, в конечном итоге, к неоднородным островкам (СКО: 2,54 нм) по мере увеличения времени отжига. Анализ оптической ширины запрещенной зоны (рисунок 13) показал немонотонное поведение, уменьшаясь с 4,98 эВ (1 ч) до 4,93 эВ (2 ч) перед возрастанием до 4,95 эВ (3 ч), на что влияли компенсация вакансий кислорода и диффузия Al3+ из сапфировой подложки.

Данное исследование определяет оптимальные условия отжига как 900 °С в течение 2 часов, сбалансировавшее кристалличность, качество поверхности и структурную однородность.
Глава 4. Влияние легирования металлами на свойства тонких пленок Ga2O3
В данной главе систематически исследуются структурные, морфологические, оптические и электрические изменения, индуцированные легированием алюминием (А1) и оловом ^п) в тонких пленках P-Ga2O3, полученных золь-гель методом, с акцентом на их потенциал для оптоэлектронных применений.
1. Влияние концентрации легирования алюминием на тонкие пленки Ga2Oз:Al
Для пленок, легированных алюминием, рентгенофазовый анализ (РФА, рисунок 14) подтвердил, что P-(AlxGal-x)2O3 сохраняет моноклинную структуру при исходных концентрациях легирования 5 мол%, 7,5 мол% и 10 мол%. Однако увеличение замещения ионов Ga3+ (ионный радиус: 0,62 А) ионами Al3+ (ионный радиус: 0,54 А) привело к сжимающим решеточным напряжениям, что выразилось в уширении дифракционных пиков и снижении кристалличности при более высоких уровнях легирования. Анализ методом СЭМ выявил прогрессирующее ухудшение морфологии поверхности с ростом содержания алюминия: пленки с 5 мол% А1 сохраняли однородную структуру, тогда как при 10 мол% наблюдалось образование трещин и пор (рисунок 15). Результаты энергодисперсионной рентгеновской спектроскопии (ЭДС) плёнок P-(AlxGa1-x)2O3 с исходными концентрациями А1 5 мол%, 7,5 мол% и 10 мол% показали реальное содержание алюминия 5,7%, 8,0% и 9,7% соответственно (рисунок 16). Эти значения соответствуют составам (Alo.l4Gao.86)2Oз, (Alo.2lGao.79)2Oз и (Alo.25Gao.75)2Oз, подтверждая контролируемое замещение алюминия в решетке P-Ga2O3. Under identical environmental conditions, the film deposited on a SiO2 substrate exhibits greater thermal contraction than the substrate during cooling, generating compressive stress with a curvature radius of 41.4 m. Conversely, when the substrates are (0001) Al2O3 and SiC, the film contracts less than the substrates under cooling, inducing tensile stress with significantly larger curvature radii of 94.2 m and 424.9 m, respectively. This contrast highlights the critical role of substrate thermal expansion mismatch in governing residual stress states and curvature evolution in heteroepitaxial systems.
2. Conclusion
This thesis systematically investigated the synthesis of P- Ga2O3 thin films via spray pyrolysis, post-annealing optimization, and doping strategies, aiming to establish fundamental guidelines for tailoring their structural, optical, and electrical properties. By integrating experimental analyses with theoretical insights, this work advances the understanding of Ga2O3 thin film engineering for optoelectronic applications. Key findings are summarized as follows:
Post-Annealing Optimization:
The structural and functional properties of Ga2O3 films were critically dependent on post-annealing temperature and duration. Thermal treatment at 900°C for 2 hours emerged as the optimal condition, enabling complete crystallization into the P-phase while maintaining smooth surface morphology (RMS roughness: ~2.27 nm) and minimal defects. Higher temperatures (1100°C) induced interfacial cracking and compressive strain due to thermal expansion mismatch with substrates, while prolonged annealing durations (>2 hours) led to grain coarsening and reduced structural uniformity.
Aluminum (Al) Doping Effects:
Al3+ substitution in Ga2O3 generated compressive lattice strain, attributed to its smaller ionic radius (0.54 A vs. Ga3+: 0.62 A), which systematically widened the optical bandgap from 4.83 eV (undoped) to 5.18 eV (9.7% Al). However, excessive Al doping (>7.5 mol%) compromised crystallinity, promoting grain agglomeration and surface defects due to lattice distortion. EDX-confirmed Al incorporation demonstrated that the P-phase remained stable up to 10 mol% Al, with no secondary phase formation. These results highlight the viability of (AlxGa1-x)2O3 solid solutions for bandgap-engineered applications, albeit constrained by doping-induced structural degradation.
Tin (Sn) Doping Effects:
Sn4+ doping significantly enhanced the electrical conductivity of Ga2O3 films through donor electron generation, reducing resistivity from ~32 kQ (1% Sn) to ~3.6 kQ (3.4% Sn). However, Sn's larger ionic radius (0.69 A) introduced compressive strain, disrupting epitaxial growth during annealing and inducing cracks, voids, and phase separation at concentrations exceeding the solubility limit. Air annealing exacerbated oxygen diffusion-related defects, further degrading structural integrity. Despite this trade-
off, Sn-doped films exhibited strong UV photo response under 254 nm illumination, underscoring their potential for solar-blind photodetectors.
Applications and Perspectives:
The pronounced sensitivity of Ga2O3 films to post-annealing and doping conditions underscores the necessity of finely balanced synthesis protocols. The sol-gel method, combined with spray pyrolysis, proved effective for producing large-area, uniform films with tunable properties. Al-doped films are promising for high-bandgap optoelectronics, such as deep-UV transparent conductive oxides, while Sn-doped films offer tailored conductivity for power electronics and photodetectors. This study establishes a robust framework for optimizing Ga2O3 thin films via sol-gel processing, providing critical insights into property-structure relationships and guiding future innovations in wide-bandgap semiconductor technologies.

The effect of annealing temperature on Ga203 film properties

Abstract. Using Radio Frequency Magnetron Sputtering (RFMS) equipment, gallium oxide (GajOj) films were deposited on sapphire substrates. Then the samples were annealed at 700 °C, 900 °C, and 1100 °C for 120 min in the air atmosphere to convert them into P-GaiOs films with different crystalline quality. The effects of annealing temperature on the properties of p-GaiOj thin films were investigated. The crystal structure and surfacc morphology were tested by X-ray Diffraction (XRD), absorption spectroscopy, and Atomic Force Microscopy (AFM). The results obtained show that, within a certain range, as the annealing temperature increases, the intensity of the XRD peaks increases, the Full Width at Half Maximum (FWHW) - decreases. The crystal grains "engorge" as the temperature rises, and the degree of crystallinity of the samples becomes better.
1. Introduction
Gallium oxide (GaiO?) in the form of its most stable phase (P-GaiOi) is a direct wide bandgap oxide semiconductor material with a band gap of about 4.9 eV that corresponds to an intrinsic absorption edge of 253 nm [1]. The value of the bandgap is much higher than those for GaN (-3.4 eV) and ZnO (-3.3 eV). Its emission wavelength corresponding to the forbidden band edge is about 250 nm, which is just in the solar-blind (200 ~ 280 nm) ultraviolet band. Gallium oxide has five isomers of a-, p-, y-, 5- and s-phases in nature. All crystal phases can be transformed into the most stable [> phase under different temperature and humidity environments [2]. Ga2C>3 has high transmittance in the ultraviolet band, good electrical conductivity and optical properties, and can be used as ultraviolet Transparent Conductive Oxide (TCO) material for optoelectronic devices, which is expected to improve the shortcomings of common TCO materials that have poor optical transparency in the deep ultraviolet range[3 *4]. TCO has broad application prospects in the fields of gas sensors [5], thin-film solar cells [6 7] and luminescent phosphors [8]. Traditional transparent conductive oxides, such as indium oxide (In203), tin oxide (Sn02) and zinc oxide (ZnO), the band gap width is generally below 4 eV, it is opaque in the deep ultraviolet region, which is limited to a certain extent the development of semiconductor photonic deviccs. As a wide band gap oxide, the band gap width of G;ijQj is about 4.9 eV and its most prominent feature is that it still has a high light transmittance in the deep ultraviolet region (wavelength 250-400 nm). optoelectronic devices '", M|; e.g. it can be used to fabricate ultraviolet detectors with its high light transmittance in the deep ultraviolet band l'2131.
There are various methods for preparing Ga >0 ; films including spray pyrolysis 14', Pulsed Laser Deposition (PLD) [l5], and Metal Organic Chemical Vapor Deposition (MOCVD). |l6] and Radio Frequency Magnetron Sputtering (RFMS) and so on. Films prepared by different methods have certain differences in their properties, structures, morphologies, and optical handgaps. Among the listed methods, RFMS technique has become an important one for the preparation of GaiOj thin films because of the good density of the thin films prepared, close adhesion to the substrate, and fast film formation speed.
In order to study further the structure and properties of Ga203 film and explore the changes of film properties before and after annealing, we used RFMS method to fabricate GajOi on the c-plane sapphire substrate. After sputtering, the samples were annealed in a horizontal tube furnace. Keeping the annealing atmosphere and time unchanged, we varied the annealing temperature, so that the sample could be converted into P-GazOj film at high temperature, and explored the influence of post annealing temperature on the crystal quality of the film. We used X-ray Diffraction (XRD), Atomic Force Microscopy (AFM), and absorption spectroscopy to analyze the effect of post-annealing on the structure and surface morphology of (3-Ga203 films. The effect of post-annealing on the light transmittance and optical bandgap width of the films were also analyzed.
2. Experiment
2.1 Preparation of Ga:f);; thin film by RFMS
The experiment used RFMS equipment with a gallium oxide ceramic target with a purity of 99.99% to deposit gallium oxide films on lxl cm c-plane single crystal sapphire (Ah(.h) substrates. First, the sapphire substrates were ultrasonically cleancd in acetone, absolute ethanol, and deionized water for 15 minutes, and then taken out and dried with air for use. Then, cleaned sapphire substrates were put into the vacuum chamber of a magnetron sputtering apparatus for Ga203 film sputtering, keeping the target base distance at 10cm, sputtering pressure 0.4 Pa, deposition time 60min, and oxygen-argon flow ratio 4:40.
2.2 Annealing
After sputtering, the samples were put into a quartz boat, which was then annealed at 700 °C, 900 °C and 1100 °C, respectively. The annealing time was kept at 120 min in air atmosphere. After annealing, the temperature was slowly reduced to room conditions. This allowed to study the effect of post-annealing process on the crystalline quality of the films.
2.3 Sample testing
The analysis of sample composition was performed with XRD. The optical bandgap of gallium oxide films was determined from ultraviolet/visible absorption spectrum. The crystallinity and surface roughness of the samples were checked with AFM.
3. Discussion of results
3.1 Analysis of XRD results
Figure I shows the XRD results of samples at different annealing temperatures. A peak at 41.66° can be clearly observed from the XRD pattern; this peak corresponds to the AI2O3 substrate (0006) crystal planes. The three diffraction peaks at 18.95°, 38.41°, and 58.86° correspond to the crystal planes of gallium oxide (20l), (402), and (603), respectively. These three crystal planes belong to the {201} crystal plane family, indicating that the film exhibits a good preferential orientation growth. It can be seen from Fig. 1 that after high temperature annealing, the diffraction peaks related to the P-GajQj film appeared in the three samples, and the peak intensity was obvious, and the peak shape was sharp. the gradual increase of annealing temperature, the diffraction peaks of (20l) and (603) crystal planes gradually increase their intensity with the increase of annealing temperature, and the FWHM becomes narrower. It shows that in this experiment, the quality of the gallium oxide film under the annealing condition of 1100°C is the best. The reason is that the high temperature annealing treatment at the appropriate temperature enables the gallium atoms and oxygen atoms inside the film to obtain sufficient energy to migrate to the appropriate positions, and to a certain extent releases the mechanical stresses caused by the lattice mismatch between the sapphire substrate and the gallium oxide film. In its turn, stresses help to eliminate the oxygen vacancies inside the film I'1'"2'1.

As shown in Fig. 2, as the annealing temperature increases, the edge of the absorption curve shifts to the shorter wavelength, which is known as the blue shift phenomenon. This fact shows that there is still P-phase transformation inside the film, and the quality of the film is improved |22'. According to the Eq. (1), the band gap increases slightly with the shift of the absorption edge, but it remains between 4.7 eV -5.2 eV.

3.3 Morphological characteristics of GaiOi film
Fig. 3 presents the images of the samples recorded by AFM for the film samples after annealing at 700 °C, 900 °C, and 1100 °C. The root mean square roughness (RMSR) for the three samples is 0.725 nm, 1.29 nm, 0.425 nm, respectively. It can be seen that the surface morphology of Ga:03 film is closely related to annealing. The surface of the sample in Fig. 3(a) shows a Ga:03 granular structure after the annealing temperature is 700 °C. As the temperature rises to 900 °C, it can be seen from Fig. 3(b) that

some of the crystal particles gradually become larger and bulky. As a result, the surface roughness becomes relatively large. When the temperature is increased to 1100 °C, all the crystal grains acquire a larger block structure, so the roughness decreases. It can be concluded that as the annealing temperature continues to increase, the grains of the film continue to grow. The reason is that the annealing temperature rises, and the adjacent grains on the surface of the film recombine and crystallize, and the phenomenon of mutual "merger" occurs. The higher the temperature, the more obvious the phenomenon of annexation, the larger the grain size of the film |23'. It shows that in this experiment, 1100 °C is beneficial to the recrystallization of the gallium oxide film, thereby improving the quality of the film.

4. Conclusion
In this article, GaiCb thin films were prepared by RFMS method. The films were annealed at different temperatures. It has been shown that after annealing, the Ga2C>3 film structure changed from amorphous to P-Ga203 phase, and as the annealing temperature increased, the XRD peak intensity increased, the FWHM of the peaks decreased, and the film crystallinity improved. It can be speculated that the annealing proccss can provide gallium and oxygen atoms with high enough energy to make them more stable to bond or migrate to the appropriate lattice position due to the stress caused by lattice mismatch, so as to optimize the (20l) crystal plane of the film. At the same time, the blue shift phenomenon in absorption occurred. In addition, the AFM results demonstrated that the grain size of the Ga2C>3 film gradually increases with the increase of the annealing temperature, and the RMSR first increases and then decreases. The conducted experiments showed that high-temperature annealing of samples can significantly improve the crystal quality of Ga2C>3 thin films and obtain high-quality Ga:03 thin films, which will provide the foundation for subsequent production of electronic devices.

Abstract. In this article, we report on fabricating thin solid films of gallium oxide by the spray-pyrolysis method. This method allows obtaining uniform thin films more easily compared with other sol-gel methods like spin-coating or dip-coating. In the experiment, sol concentrations were experimentally selected for further deposition on substrates. Morphology and chemical composition of the deposited films were studied by Scanning Electron Microscopy and Energy-Dispersive X-ray spectroscopy, respectively. The structural properties of the films were analyzed by X-ray diffraction method. The band gap of the Ga203 films was estimated by analyzing the optical transmission spectra and was 4.87 eV. The quality and homogeneity of the obtained coatings are evaluated.

1. Introduction
As a typical representative of the third-generation semiconductor materials, p-Ga2C>3 has attracted much attention because of its wide band gap (-4.8 eV), high breakdown electric field (> 8 MV/cm), and relatively high electron mobility (-150 cm2/Vs) [1-4]. This material has not only excellent optoelectronic properties but also good thermal and chemical stability. Therefore, p-Ga^Oi becomes a candidate material for high-frequency high-power devices, photodetectors, solar cells, and sensors [2,5,6]. For example, it is reported that there is a MOSFET based on Ga2C>3 with a breakdown voltage above 1000V [7]. The value of P-GajOj bandgap corresponds to the solar-blind ultraviolet region, which makes up for the shortcomings of GaN and ZnO due to the performance degradation caused by doping, which is one of the current international research hotspots [8].

High-quality (3-Ga203 films play a significant role in the development of optoelectronic semiconductor devices, and the quality of thin films appreciably depends on the preparation method and process parameters. There are several methods of preparing Ga203 films: Radio Frequency Magnetron Sputtering (RFMS) [9,10], Metal Organic Chemical Vapor Deposition (MOCVD) [4,11], Molecular-beam epitaxy (MBE) [12,13], Pulsed Laser Deposition (PLD) [14], halide vapor phase epitaxy (HVPE) [15] and sol-gel processing [16-18], Compared with other methods, the sol-gel method is widely used in the preparation of oxide films and perovskite materials [18-20] because of its simple equipment, easy operation, no vacuum environment, and relatively low price [21,22]. There are three commonly used approaches to sol-gel methods: dip-coating [23], spin-coating [16] and spray-coating (spray-pyrolysis) [24,25]. The solution is usually applied to prepare single-crystal epitaxial films without high temperatures [23,26]. But this method is only suitable for soluble materials or soluble precursors which can be crystallized at low temperatures. Several studies have shown that the spray-pyrolysis method with a post-annealing process provides a formation of the GajC^ crystal films of good quality [27,28]. This method was used in our work to obtain gallium oxide thin films. It is easier to obtain uniform gallium oxide thin films by the spray-pyrolysis method compared with the spin-coating one.
2. Experimental setup and methodology
In this work, Ga:0>. films were prepared on silica glass (SiOi) substrates by the spray-pyrolysis method. To obtain a solution for preparing gallium oxide film, the gallium nitrate [Ga(N03)3*8H20] (99,9%) was dissolved in ethylene glycol [C2H602] (99.5%) with addiction of monoethanolamine [C2H7NO] (99.5%) as a stabilizer. The solution was mixed at 60°C for 60 minutes. The concentration of gallium nitride varied from 0.125 to 0.5 mol/1. The molarity of gallium nitrate and ethylene glycol was 0.25 mol/1 while the molar ratio of gallium nitrate and monoethanolamine was 3:1. Silica glass substrates were ultrasonically cleaned with isopropyl alcohol for 10 minutes.
The experimental setup for the preparation of GajCb thin films by spray-pyrolysis is schematically shown in Fig. 1.

The solution was sprayed onto a substrate with the help of a high-pressure plunger pump and a spray nozzle with an outlet nozzle diameter of 0.1 mm. The substrate was located on a heated table connected to a temperature controller. The distance between the nozzle and the substrate was about 30 cm. Separate parts of the spraying system were connected by silicone pipes. The procedure of spraying is schematically shown in Fig. 2.

Every layer was deposited on the substrate at 120°C for 2 seconds. Then it was dried at 120°C for 120 seconds to get rid of water and carbon dioxide excesses. At this temperature there is a decomposition of gallium nitrate, which can be described by this reaction [29]: Ga(NO)3 -> GaO(OH) + Ga(0H)3 + N20s.
The next step after drying was pre-annealing at 500°C for 5 minutes for each layer, to finally get rid of organic impurities. The process here can be described by the following reaction [29]:
GaO(OH) + Ga(OH)3 Ga203 + H20.
After pre-annealing, the next layer was formed following the same procedure. This method, using pre-anncaling at 500°C, was described by Zhu et. al. [17] as the optimal one, allowing to improve the quality of growing gallium oxide films. In our work, the process was repeated until 30 layers were deposited. The last step was the annealing of the sample at 900°C for 30 minutes for obtaining the beta phase of Ga^Ch. The deposition and annealing processes were carried out in the air.
The morphology of gallium oxide films was characterized by AFM technique, using a Dimension 3100 microscope in dynamic contact mode. SEM images and EDX data of gallium oxide films were obtained by a TESCAN Mira 3 microscope with an Ultima MAX silicon drift detector. The XRD images were obtained using a Rigaku Ultima IV X-ray diffractometer (Japan). The radiation of a copper anode with X (CuKa) = 1.5418 A was used. The radius of the goniometer was 285 mm. The X-ray was taken in the range of angles 20 from 15° to 70° in the geometry of the Bragg-Brentano survey. The measurements were carried out using a CuKB filter. In the experiment, the voltage on the tube was 40 kV, and the current was 40 mA, the output power was 1.6 kW. The diffraction database International Center for Diffraction Data (ICDD) PDF-2 (2008) was used to interpret diffraction reflexes. The optical properties were studied in the range of 200-1000 nm by an optical spectrometer (AvasSpec-ThinFilm).
3. Results and discussion
The main goal of this work was to develop a method of forming a solid film of uniform thickness with a minimum number of defects (cracks, inclusions).
A series of experiments was carried out to figure out the optimal concentration of gallium nitrate, which ensures the formation of a solid film. On the one hand, higher
concentrations of metal ions led to larger numbers of nuclei during crystallization, resulting in smaller average grain sizes. On the other hand, spontaneous island crystallization and the formation of a highly inhomogeneous film are observed at too high concentrations of metal salts. An example of multiple island formations is clearly seen in Fig. 3. In this series of experiments, the concentration of gallium nitride varied from 0.125 to 0.5 mol/1. As a result, it was found that the optimal concentration was 0.25 mol/1.
The results of the studies presented below refer to the samples grown by spray pyrolysis with pre-annealing at 500°C and at the optimal concentration of gallium nitrate.

Figure 4 shows the surface morphology of the gallium oxide film before and after heat treatment at 900°C. As can be seen from the figure there are cracks on the film, which may be due to the different thermal expansion coefficients of the film (for Ga203 — 1.8* 10"6K_1 for
the a axis and 4.2x1 0~6 KT1 for the b and c axes) [30] and the substrate (for fused silica is 0.4x1 O^KT1) [31].
Figure 5 shows the AFM surface images of the same film. As can be seen from the surface scanning data, this Ga2C>3 film has average roughness Ra=0,954 nm and square roughness Rq= 1.21 nm for a space of 10 pm x 10 pm.

Figure 6 shows a cross-sectional SEM image of the substrate with a gallium oxide film deposited on it after a 900°C heat treatment. The film thickness at the middle area was about 1 pm. A study across the entire width of the sample showed that the film thickness decreased near the edges to 0.75 pm. This is most likely due to the conic shape of the spraying.

The chemical composition of obtained films was determined by the EDX (Energy Dispersive X-Ray Spectroscopy) method at several points and by EDX mapping over the film area. The results are shown in Fig. 7 and Fig. 8, respectively. The films have the correct stoichiometric composition Ga/O = 40/60 distributed evenly over the entire area. The difference in composition values is less than 1.5% while the nominal accuracy of the method is about 0.5%.

X-ray diffraction (XRD) spectrum is shown in Fig. 9. In terms of position and integral intensity, the X-ray diffraction peaks of obtained thin films of GaiCh by spray-pyrolysis method, after annealing at 900°C, correspond to (3-Ga203 ICDD data (PDF 00-041-1103). The size of crystallites reached 10 nm. The size of the crystallites was found by the Scherrer equation:

where A is the X-ray wavelength in nanometer (nm), /? is the peak width at half maximum height (rad), and K is a constant related to crystallite shape (0.94).
